Abstract:
In this paper, the static and dynamic characteristics of a 1200 V and 120 A silicon carbide (SiC) MOSFET power module has been measured, simulated and verified in the PSpice circuit simulation platform. Experimental measurements and PSpice simulations are performed to extract the technology dependent modeling parameters. The model is implemented in the PSpice circuit simulation platform using both standard components and analog behavior modeling (ABM) blocks. The simulation results of the model is fairly accurate and correlates well with the measured results over a wide temperature range. The developed model is used to facilitate converter design at cell level and hence predict and optimize the cell performance (i.e., energy losses) with varying circuit parameters (e.g., stray inductances, temperatures, gate resistances etc.,).

According to mathematical physics model of PV Cell, the simulation model of Si PV array as well as controller model of PV power system is constructed with adoption of orCAD/PSpice10.5 ABM. On this basis, single-stage grid-connected PV system is simulated, and the system which is influenced by intensity of illumination and temperature is analyzed with CAD/PSpice simulation. The simulation results shows that large PV array power system can be simulated to a high approximation degree with CAD/PSpice ABM, and simulation of grid-connected PV power system based on orCAD/PSpice ABM is of practical significance.

Abstract The power generated by solar photovoltaic (PV) module depends on the surrounding irradiance and temperature. This paper presents a hybrid Matlab™/Pspice™ simulation model of PV system, combined with Cadence software SLPS. The hybridization is performed in order to gain the advantages of both simulation tools such as accuracy and efficiency in both Pspice electronic circuit and Matlab™ mathematical modelling respectively. For this purpose, the PV panel and the boost converter are developed using Pspice™ and hybridized with the mathematical Matlab™ model of maximum power point method controller (MPPT) through SLPS. The main objective is verify the significance of using the proposed hybrid simulation techniques in comparing the different MPPT algorithms such as the perturbation and observation (P&O), incremental of conductance (Inc-Cond) and counter reaction voltage using pilot cell (Pilot-Cell). Various simulations are performed under different atmospheric conditions in order to evaluate the dynamic behaviour for the system under study in terms of stability, efficiency and rapidity.

In order to design electronic products for Electro Static Discharges constraints, the use of simulation is fundamental. This is the only solution to justify the design and to manage properly the margin during the development. In order to do so, models are required and especially for the integrated circuits (IC). A Pspice model had been developed and validated for ESD performance prediction of IC implemented inside an electronic product. Nevertheless, the practical implementation of these modeling techniques for IC induced some issues, especially under Pspice, being the targeted tool for our simulation. Divergences issues during time domain simulation were frequently observed and sometimes irresolvable with model previously proposed. We propose in this article new implementation techniques in Pspice. A practical example is used to demonstrate the capability of our model.

Compared to other models for DICM, the proposed model is more accurate, its derivation considering the correct, exponential waveforms for the currents and voltages. In order to observe the state of Integrated Gate Commutated Thyristor(IGCT) in inverter circuit and analyze the reason of its breakdown, a single 2T-3R subcircuit model of IGCT is used in Personal Simulation Program with IC Emphasis(PSPICE) environment to simulate an IGCT inverter unit of a 6kV/2MVA frequency converter. Simulation results show that when the stray inductance in inverter circuit is large, high forward blocking peak voltage will cause the breakdown of IGCT. This problem is solved by installing an absorption capacitor.

The characteristics of a 1200 V and 800 A bipolar junction transistor (BJT) power module has been measured, simulated and verified for the first time in the PSPICE platform. The simulation model is based on a silicon carbide (SiC) Gummel-Poon model for high power applications. The implemented model has been extended with temperature dependent equations in order to extend the BJT operating temperature range. PSPICE simulations are performed to extract technology dependent modeling parameters coupled with static and dynamic characteristics of BJTs at different temperatures and validated against the measured data. The performance of the SiC BJT model is fairly accurate and correlates well with the measured results over a wide temperature range.

The investigation of new memory circuits is very important for the development of future generations’ non-volatile and Random Access Memories (RAM) memories and modern schemes for in-memory calculations. The purpose of the present research is to propose a detailed analysis of passive and hybrid memristor-based memory crossbars with separating metal oxide semiconductor (MOS) transistors. The considered memristors are based on HfO2. The transistors are applied to eliminate the parasitic paths in the schemes. For simulations, a previously proposed strongly nonlinear modified window function by the author together with a physical nonlinear memristor model is used. The considered model is adjusted according to the experimental i–v relationship of HfO2 memristors. The i–v relationship obtained by the simulation is successfully fitted to the respective relationship derived by physical measurements. A good coincidence between these characteristics is established. Several basic window functions are also applied for comparison to the corresponding results. The proposed model is analyzed in Personal Simulation Program with Integrated Circuit Emphasis (PSpice) and it is also used for simulation of a 5 × 5 fragment of a memristor memory crossbar with isolating transistors and for the analysis of a 6 × 6 passive memory matrix. The investigated matrices are simulated for writing, reading, and erasing information. It is established that the model proposed could be used for simulations of complex memristor circuits.

The main problem when the conventional PSpice JFET model is used to simulate a vertical short-channel buried-grid JFET is caused by the constant values of Threshold Voltage (VTO) and Transconductance (BETA). This paper presents a new model for the vertical short-channel buried-grid 1200V JFET, where both VTO and BETA vary with respect to the Drain-Source voltage. Simulation data from Medici have been analyzed in order to extract the analytical equations for VTO and BETA. Also other PSpice parameters are extracted from these data. The proposed circuit model has been simulated in Matlab by optimizing the same algorithm that PSpice uses. A variety of results are shown and discussed in this paper.

In this paper a simple PSpice (Personal Simulation Program with Integrated Circuit Emphasis) macro-model was developed, and verified for monolithic power operational amplifiers operated with a single-supply voltage. The proposed macro-model is developed using simplification and build-up techniques for macro-modeling of operational amplifiers and simulates the basic static and dynamic characteristics, including input impedance, small-signal frequency responses at various voltage gains, output power versus supply voltage, slew-rate-limiting, voltage limiting, output offset voltage versus supply voltage ripples, and output resistance. Furthermore, the macro-model also takes into account the ground reference voltage in the amplifier at a single power supply voltage. The model is implemented as a hierarchical structure suitable for the PSpice circuit simulation platform. The sub-circuit is built using standard PSpice components and analog behavioral modeling blocks. The accuracy of the model is verified by extracting the model parameters for single-supply power operational amplifier TDA2005 from ST Microelectronics as example. The effectiveness of the model is validated by comparing the simulation results of the electrical parameters with the corresponding measured values obtained by experimental testing of sample circuits. The comparative analysis shows that the relative error of the modeled large-signal parameters is less than 15%. Moreover, an error of 15% is quite acceptable, considering the technological tolerances of the electrical parameters for this type of analog ICs.

Boost converter occupies a very important position in the area of switching power supply, it is widely used in various power equipment for a long time, while the transient working process from start to steady-state are not involved in textbooks and reference books available. PSpice is a powerful general purpose analog circuit simulator that is used to verify analog or mixed digital circuit design and to predict the circuit behavior. Its simulation waveforms are nearly as same as the experimental waveforms. The overall working stages of Boost converter, especially the transient process from start to steady-state, are simulated and analyzed by PSpice in this paper. All the stages of store energy element of Boost converter are also introduced. Some simulation waveforms are given to verify the analysis. Thus the understanding of Boost converter for designers is deepened.

Functions approximating voltage or current atmospheric discharges have been presented together with frequency spectra of these functions. The results of computer simulations obtained with the help of PSpice software have been presented for a simplified three-phase circuit subject to such discharge.

Abstract:
In this paper the results of modeling and simulation of NBTI effects in p-channel power VDMOS transistor have been presented. Based on the experimental results, the threshold voltage shifts and changes of transconductance during the NBT stress have been modeled and implemented in the PSPICE model of the IRF9520 transistor. By predefining the threshold voltage value before the NBT stress, and by assigning the stress time, transfer characteristics of the transistor are simulated. These characteristics are within (1.33?11.25)% limits in respect to the measured ones, which represents a good agreement.

In this paper, an electronic device is designed to protect single phase electrical equipment against overvoltage and undervoltage conditions. The protector is designed using pure transistorized circuitry to detect and offer the required protection against unwanted voltage fluctuations. The case study is the protection of 220V 50Hz electrical installations in the range of 220V±22V at the same 50Hz operating frequency. The device is designed and tested on PSpice using low cost electronic devices available on PSpice libraries. Simulation results have accomplished the desired protection during managing a variable voltage sweep starting from possible minimum voltage level to maximum voltage level. .

This paper presents an in-depth analytical and experimental investigation of an indirect DC-DC converter. The DC-AC conversion is a full bridge based on IGBT power modules, and the AC-DC conversion is done via a high frequency AC link and a first diode bridge. The AC link, which consists of snubbing capacitors and a variable air-gap transformer, is analytically designed to fulfill Zero Voltage commutation requirement. The proposed converter is simulated using PSPICE and a prototype is designed built and tested in the laboratory. PSPICE simulation and experimental results are presented and compared.

The impulsive synchronization method has been applied to several well-known chaotic circuits and systems such as Chua's circuit, Lorenz system and hyperchaotic circuit in the literature. In this paper, we also present two impulsive synchronization studies using SC-CNN-based circuit and Chua's circuit. In the first study, we have investigated the impulsive synchronization between two SC-CNN-based circuits. Pspice simulation results show that two SC-CNN-based circuits can be synchronized impulsively via x1 and x2 cell dynamics for different impulse width and impulse period values. And in the second study, we have investigated the impulsive synchronization between SC-CNN-based circuit and Chua's circuit. Pspice simulation results verify that two chaotic circuits, which have identical dynamical systems via appropriate parameter transformations but having quite different hardware implementations, can be synchronized impulsively for different impulse width and impulse period values.
