Der volle Inhalt der QuelleThe subject of this thesis is the experimental investigation of the strain-temperature-phase relations in epitaxial KxNa1-xNbO3 thin films and their connection to ferro- and piezoelectric properties. This will enable the optimization of KxNa1-xNbO3 layers for novel technological devices. First, a detailed structural investigation of the ferroelectric domain structure in epitaxial K0.7Na0.3NbO3 films on (110) TbScO3 is presented. An analysis of the ferroelectric domain structure with laterally resolved piezoresponse force microscopy (PFM) reveals four types of superdomains. By complementary two-dimensional and three-dimensional high resolution X-ray reciprocal space mapping this domain pattern is proven to be describable by an MC domain structure with monoclinic unit cells. Subsequently to the structural investigation, the electromechanical properties of KxNa1-xNbO3 layers on (110) TbScO3 were investigated. Double beam laser interferometry (DBLI) revealed a macroscopic effective piezoelectric coefficient of up to d33,f = 23 pm/V. Furthermore, surface acoustic wave (SAW) experiments were performed. They exhibited extraordinary signal intensities. In order to be able to selectively tune such phase transition temperatures, the correlation between epitaxial strain and the phase transition temperature was investigated. For this purpose, KxNa1-xNbO3 films with different compressive strain conditions were grown. The change of domain structure and piezoelectric properties upon temperature variation was investigated in-situ by temperature-dependent PFM, HR-XRD and DBLI measurements. The transition temperature between the MC- and c-phase was shown to continuously decrease by more than 400 °C with increasing compressive strain.

Der volle Inhalt der QuelleComplex oxides exhibit a variety of functional properties, such as ferroelectricity, magnetic ordering, high spin polarization of the charge carriers, multiferroicity and high-temperature superconductivity. This wide variety of functional properties of complex oxides combined with their structural compatibility facilitates epitaxial growth of oxide heterostructures with tailored functional properties for applications in oxide-based microelectronic devices. The focus of the present thesis lies on the characterization of the photoinduced charge transport in two intriguing complex oxides of current scientific interest, namely the electron doped mixed valence manganite La0,7Ce0,3MnO3 (LCeMO) and the ferroelectric LiNbO3 (LNO). The first part adresses the photoinduced charge transport in thin films of LCeMO grown on SrTiO3 substrates. LCeMO, being the electron doped counterpart to well known hole doped manganites like La0,7Ca0,3MnO3, is of current interest for spintronic applications like spin-polarized p-n-junctions. The influence of the oxygen stoichiometry, the chemical phase separation of cerium and of the photogenerated charge carriers on the manganese valence and hence the electron concentration in the LCeMO films were investigated with X-ray-photoelectron spectroscopy. This measurements revealed an increase in electron doping by reduction of the oxygen content or by illumination with UV-light. Measurements of the temperature dependence of the resistance of the reduced LCeMO films showed a photoinduced insulator-metal transition. Analysis of the magnetoresistive properties of the samples in the illuminated and dark state clearly revealed that this insulator-metal transition is caused by a parallel conduction through the SrTiO3 substrate. The second part of this thesis is dedicated to the charge transport in single crystals of the uniaxial ferroelectric LNO. A comparison of the bulk conductivity of single domain crystals with the conductivity of multidomain crystals with numerous charged domain walls revealed an several orders of magnitude higher domain wall conductivity as compared to the bulk conductivity. Such domain wall conductivity could be observed in the illuminated as well as in the dark state, although the domain wall conductivity was much higher for super-bandgap illumination

Der volle Inhalt der QuelleThe present thesis reports on the thin film growth of ternary oxides Na2IrO3, Li2IrO3, Y2Ir2O7 and YBiO3. All of these oxides are candidate materials for the so-called topological insulator and spin liquid, respectively. These states of matter promise future application in quantum computation, and in magnetic memory and low-power electronic devices. The realization of the thin films presented here, thus represents a first step towards these future device applications. All thin films are prepared by means of pulsed laser deposition on various single-crystalline substrates. Their structural, optical and electronic properties are investigated with established experimental methods such as X-ray diffraction, spectroscopic ellipsometry and resistivity measurements. The structural properties of Na2IrO3 thin films, that were previously realized in the author’s M. Sc. thesis for the first time, are improved significantly by deposition of an intermediate ZnO layer. Single-crystalline Li2IrO3 thin films are grown for the first time and exhibit a defined crystal orientation. Measurement of the dielectric function gives insight into electronic excitations that compare well with single crystal samples and related iridates. From the data, an optical energy gap of about 300 meV is obtained. For Y2Ir2O7 thin films, a possible (111) out-of-plane preferential crystal orientation is obtained. Compared to chemical solution deposition, the pulsed laser-deposited YBiO3 thin films presented here exhibit a biaxial in-plane crystal orientation up to a significantly larger film thickness. From the measured dielectric function, a direct and indirect band gap energy is determined. Their magnitude provides necessary experimental feedback for theoretical calculations of the electronic structure of YBiO3, which are used in the prediction of the novel states of matter mentioned above. After the introduction and motivation of this thesis, the second chapter reviews the current state of the science of the studied thin film materials. The following two chapters introduce the sample preparation and the employed experimental methods, respectively. Subsequently, the experimental results of this thesis are discussed for each material individually. The thesis concludes with a summary and an outlook

Der volle Inhalt der QuelleThe present thesis deals with thiophene oligomers according to the concept acceptor-donor-acceptor (A-D-A) or donor-acceptor-donor (D-A-D). Thiophenes represent the donor-part of the molecule whereas the acceptor-part can either be 2,2-dicyanovinyle (DCV), 1,3,2-2H-dioxaborine (DOB) or 2,1,3-benzothiadiazole (BTDA). These materials are supposed to work as absorbers in the intrinsic layer of an organic small molecular solar cell (OSC). Additional studies on substituted fluorenes, however, known to work as electron transport material in the n-layer of OSC, have not proved promising in this case. Depending on their solubility in organic solvents or their suitability for vacuum sublimation, all compounds were characterised by absorption measurements in solution and thin film, cyclic voltammetry (CV) and DFT-calculations. The thermal stability was determined by thermal analysis. Charge carrier mobility measurements using organic field effect transistors were applied to investigate the DCV-compounds. The quinquethiophene DCV2-5T was used in varying thicknesses as a donor material in the intrinsic absorbing layer of an OSC. Systematic variation of the compounds by applying different accepting groups and/or modifying the lengths of the aromatic systems permitted the synthesis of molecules with tunable properties. A bathochromic shift of the absorption maximum can be achieved by increasing the number of thiophene units. CV measurements and DFT calculations reveal a dependency of E(LUMO) on the accepting group whereas E(HOMO) is more influenced by the donor part of the molecule. These properties are independent from the concept A-D-A or D-A-D. Concerning thermal stability, D-A-D compounds seem to be more stable than A-D-A materials. Another important point is the knowledge that alkyl chains used so far at the backbone of the oligothiophene chain significantly decrease the hole mobility. Two OSCs arranged in an m-i-p-stack (metal – intrinsic – p-doped) with the quinquethiophene DCV2-5T (layer thickness 6 and 10 nm) both reach an efficiency of 2.8 %. They show a high fillfactor (up to 58 %) and reach an open circuit voltage of 1.03 V. Interpretation of the other parameters leads to the assumption that the exciton diffusion length of the molecule is shorter than 10 nm. This results in a recombination of the excitons in the cell with the thicker layer of DCV2-5T

Der volle Inhalt der QuelleThe present work covers the fabrication and optical investigation of semiconductor microcavities for Bose–Einstein condensation (BEC) of exciton-polaritons. These microcavities consist of highly reflective distributed Bragg reflectors (DBR) surrounding a ZnO-cavity as active medium. In the first step, the growth of DBRs was optimised with respect to exact thickness control and high reproducibility. For the active material, several growth strategies have been pursued, in order to optimise the conditions for the growth of planar thin films by pulsed laser deposition. Techniques like annealing or ion beam smoothing were successfuly applied in order to either improve the electronic properties or decrease the roughness of the ZnO-cavity layer. Furthermmore, a successful technology was developed in order to coat highly-crstalline free-standing ZnO nanowires with concentrical DBR shells. All samples have been investigated regarding their roughness and crystallinity as well as their optical properties. For the latter spatially and/or angular-resolved photoluminescence spectroscopy and reflection measurements have been carried out. Thereby, the strong coupling regime – being prerequisite for BEC – could be demonstrated in almost all of the synthesized structures. For the nanowire-based microcavities hints for an enhanced coupling strength have been found. In one of the planar samples, showing the high quality factor of 1000, the formation of BEC almost up to room temperature was observed and was studied as a function of temperature and detuning. Negative detuning was found to be mandatory for the formation of a BEC in ZnO-based microcavities. The distinct momentum- respective in-plane wavevector distribution of the condensate polaritons revealed a strong dynamic character of these particles at low temperatures

Der volle Inhalt der QuelleThe presented thesis describes the research path from the development of a novel pulsed laser deposition (PLD) technique over the exploration of the ternary In- and Al-alloy systems of metastable orthorhombic κ-Ga2O3 employing this technique towards multi-quantum well (QW) superlattice (SL) heterostructures for solar-blind quantum well infrared photodetector (QWIP) applications. In the first part, the PLD technique called vertical continuous composition spread (VCCS) PLD employing radially-segmented targets is established and tested on the well-known MgxZn1−xO alloy system. The technique enables direct control of the chemical composition of thin films by a variation of the radial position of the PLD laser spot on the target surface. This is a prerequisite for a discrete compositional screening of alloy properties and the exact tailoring of physical parameters in growth direction for heterostructure device design. The resulting thin films with 0 ≤ x ≤ 0.4 exhibit the same quality as thin films deposited by standard PLD and numerical models are presented that precisely predict the thin film composition. In the second part, κ-Ga2O3 thin films are stabilized by the addition of tin in the PLD process. The thin films show a high crystalline quality, smooth surfaces and large bandgaps (Eg ≈ 4.9 eV). A growth model is proposed based on tin acting as surfactant. In the third part, the In- and Al-alloy systems of κ-Ga2O3 are explored by VCCS PLD. Solubility limits of xIn <~ 0.35 and xAl <~ 0.65 are the highest reported to date. In- and out-of-plane lattice constants were determined as function of alloy composition and bandgap engineering from 4.1 eV to 6.4 eV is feasible within these limits. The energetic position of the valence band maximum was found independent on chemical composition such that the change in bandgap equals the conduction band offset rendering wavelength ranges from far IR to the visible spectral range in QWIP applications possible. Calculations based on these results found polarization charge densities at the interfaces of corresponding heterostructures on par or larger than for the established AlGaN/GaN system important for polarization doping to populate the ground state in QWIPs. This corroborates the high potential of the κ-phase. In the last part, first coherently grown κ-(AlxGa1−x)2O3/Ga2O3 SL heterostructures are presented. Smooth interfaces of the order of a few monolayers are confirmed and critical thicknesses for coherent growth of the Ga2O3 QW layer are found to be sufficient for QWIP applications.

Der volle Inhalt der QuelleThe present thesis reports on the thin film growth of ternary oxides Na2IrO3, Li2IrO3, Y2Ir2O7 and YBiO3. All of these oxides are candidate materials for the so-called topological insulator and spin liquid, respectively. These states of matter promise future application in quantum computation, and in magnetic memory and low-power electronic devices. The realization of the thin films presented here, thus represents a first step towards these future device applications. All thin films are prepared by means of pulsed laser deposition on various single-crystalline substrates. Their structural, optical and electronic properties are investigated with established experimental methods such as X-ray diffraction, spectroscopic ellipsometry and resistivity measurements. The structural properties of Na2IrO3 thin films, that were previously realized in the author’s M. Sc. thesis for the first time, are improved significantly by deposition of an intermediate ZnO layer. Single-crystalline Li2IrO3 thin films are grown for the first time and exhibit a defined crystal orientation. Measurement of the dielectric function gives insight into electronic excitations that compare well with single crystal samples and related iridates. From the data, an optical energy gap of about 300 meV is obtained. For Y2Ir2O7 thin films, a possible (111) out-of-plane preferential crystal orientation is obtained. Compared to chemical solution deposition, the pulsed laser-deposited YBiO3 thin films presented here exhibit a biaxial in-plane crystal orientation up to a significantly larger film thickness. From the measured dielectric function, a direct and indirect band gap energy is determined. Their magnitude provides necessary experimental feedback for theoretical calculations of the electronic structure of YBiO3, which are used in the prediction of the novel states of matter mentioned above. After the introduction and motivation of this thesis, the second chapter reviews the current state of the science of the studied thin film materials. The following two chapters introduce the sample preparation and the employed experimental methods, respectively. Subsequently, the experimental results of this thesis are discussed for each material individually. The thesis concludes with a summary and an outlook.

Der volle Inhalt der QuelleThe present thesis deals with thiophene oligomers according to the concept acceptor-donor-acceptor (A-D-A) or donor-acceptor-donor (D-A-D). Thiophenes represent the donor-part of the molecule whereas the acceptor-part can either be 2,2-dicyanovinyle (DCV), 1,3,2-2H-dioxaborine (DOB) or 2,1,3-benzothiadiazole (BTDA). These materials are supposed to work as absorbers in the intrinsic layer of an organic small molecular solar cell (OSC). Additional studies on substituted fluorenes, however, known to work as electron transport material in the n-layer of OSC, have not proved promising in this case. Depending on their solubility in organic solvents or their suitability for vacuum sublimation, all compounds were characterised by absorption measurements in solution and thin film, cyclic voltammetry (CV) and DFT-calculations. The thermal stability was determined by thermal analysis. Charge carrier mobility measurements using organic field effect transistors were applied to investigate the DCV-compounds. The quinquethiophene DCV2-5T was used in varying thicknesses as a donor material in the intrinsic absorbing layer of an OSC. Systematic variation of the compounds by applying different accepting groups and/or modifying the lengths of the aromatic systems permitted the synthesis of molecules with tunable properties. A bathochromic shift of the absorption maximum can be achieved by increasing the number of thiophene units. CV measurements and DFT calculations reveal a dependency of E(LUMO) on the accepting group whereas E(HOMO) is more influenced by the donor part of the molecule. These properties are independent from the concept A-D-A or D-A-D. Concerning thermal stability, D-A-D compounds seem to be more stable than A-D-A materials. Another important point is the knowledge that alkyl chains used so far at the backbone of the oligothiophene chain significantly decrease the hole mobility. Two OSCs arranged in an m-i-p-stack (metal – intrinsic – p-doped) with the quinquethiophene DCV2-5T (layer thickness 6 and 10 nm) both reach an efficiency of 2.8 %. They show a high fillfactor (up to 58 %) and reach an open circuit voltage of 1.03 V. Interpretation of the other parameters leads to the assumption that the exciton diffusion length of the molecule is shorter than 10 nm.
