The single crystal ingots by using a sublimation technique were grown on 6H-SiC dual-seed crystals with opposite face polarities and then SiC crystal wafers sliced from the SiC ingot were systematically investigated to find out the polarity dependence of the crystal quality. The growth rate of the SiC crystal grown in this study was about 0.2mm/hr. N-type 2’’ SiC crystals exhibiting the 4H- and 6H-SiC polytype were successfully fabricated on C-face and Si-face, respectively. We investigated the effects of the solution growth process on the polytype and crystal quality of the crystals grown on (111) 3C-SiC seed crystals. In spite of the use of 3C-SiC seed crystals, the polytype of the grown crystal changed from 3C-SiC to 6H-SiC, because the stacking errors easily occur due to the similarity of the (111) face of 3C-SiC and the (0001) face of 6H-SiC. Moreover, the grown 6H-SiC crystal affected the crystal quality of the seed crystal, i.e., high-density stacking faults were induced in the seed crystal after the growth process.

The bulk growth was conducted around 2200°C of the growth temperature and 40 mbar of an argon atmosphere for the growth pressure. The better crystalline quality was obtained from the crystal grown in TaC-coated crucible. The SiC crystal grown in the TaC-coated crucible exhibited superior characteristics than SiC crystal grown in the conve

Single crystal X-ray diffraction study revealed that grown crystal belongs to orthorhombic system with Pbcn space group. The solid state constants such as plasma energy, Penn gap, Fermi energy and polarizability of 4NP crystal were determined theoretically. The functional groups of the grown crystals were confirmed qualitatively from FTIR spectral analysis. Clinopyroxenes are among the first minerals to crystallize out of a ferromagnesian silicate magma. They commonly exhibit “sectorzoning”, a phenomenon whereby the crystal incorporates elements in different proportions on non-equivalent crystal faces. By growing clinopyroxene crystals in the laboratory, it is possible to investigate controls on compositional variation, which provides insight on magmatic processes. The goal of this research was to develop an experimental method for growing synthetic clinopyroxene (a silicate mineral) in a carbonate melt rather than in
