This thesis is a physical chemical study of the AlCl$\sb3$/SOCl$\sb2$ system. Conductivity, viscosity, and density were determined for AlCl$\sb3$ concentrations ranging from 0 to 35 weight percent in SOCl$\sb2$, and over the temperature range $-$35 to 20$\sp\circ$C. The measured conductivity was in the $\mu$Scm$\sp{-1}$ range, indicating the solution to be a weak electrolyte. Viscosities ranging from 0.7 cP for pure SOCl$\sb2$, to 3.0 cP for 4.0M AlCl$\sb3$ were found, with viscosity increasing with increasing salt concentration. The solution densities for all concentrations considered were ap

Metal oxide thin films serve as critical components in many modern technologies, including microelectronic devices. Industrial state-of-the-art production utilizes vapor-phase techniques to make high-quality (dense, smooth, uniform) thin film materials. However, vapor-phase techniques require large energy inputs and expensive equipment and precursors. Solution-phase routes to metal oxides have attracted great interest as cost-effective alternatives to vapor-phase methods and also offer the potential of large-area coverage, facile control of metal composition, and low-temperature processing.

However, in electronic paper, charged particles exist in low dielectric medium and migrate by application of an electric filed, so called electrophoresis. In this work, the electrophoretic mobility and the origin of counterion dissociation from charged particle are investigated by using capillary electrophoresis system through electro-osmosis in a salt-free and low dielectric constant medium, in which the

As the wire dimension was reduced to less than 0.18 µm, aluminum wire was replaced by copper which exhibits higher conductivity and reduced RC delay. However, rapid diffusion of copper to the underneath silicon layer is a serious issue, resulting in excessive defects. Therefore, a robust diffusion barrier is required. Desirable barriers should meet certain criteria such as high thermal stability and sufficient adhesion with Cu interconnect and dielectric la

When the line width of aluminum was shrink down to 180nm, it has problem of high resistance, severe RC delay and electromigration effect. The aluminum wire was replaced by copper wire, because the copper wire has a better electric conductivity to improve the above problem. In order to prevent Cu fast diffusion into the silicon layer and the performance of device degradation, a robust diffusion barrier is strongly required. The good diffusion barrier should meet
