In the conventional wet cleaning process of contact holes landing on the Si substrate and WSi metal gate, the ILD BPTEOS bowing and CD enlargement were often found by using dilute HF solution. With the device design rule decreasing, the CD size control and cleaning efficiency enhancement are highly demanded. In this work, the high aspect-ratio contact (AR~10) cleaning in single wafer (SW) tool was demonstrated in 58nm flash device. An extremely low level of metal contamination is required for specific devices like memories and CMOS Image sensors. Most of past work in the literature has focused on blanket wafer decontamination, since metrology is mostly adapted to flat surfaces. Metal removal efficiency has been compared between blanket wafers versus high aspect ratio deep trenches wafers. Two different metrology technics enable a quantitative and spatial metal removal determination on patterned wafers. Efficient cleaning in high aspect ratio structures requires much longer cleaning recipes than on flat surfaces.

Methods: A comprehensive search was conducted across multiple databases to identify relevant studies. After screening, a total of 50 studies were included in the meta-analysis. The pooled effect estimate was calculated using the odds ratio (OR) as the effect measure, and a random-effects model was employed to account for heterogeneity among the studies. Results: The meta-analysis revealed a signif

In this study, wellbore cleaning coefficient (WCC) correlations were developed for three conventional coiled tubing sizes (2.375”, 2.625”, and 2.875”). These sizes correspond to roughness to internal (ε/D) ratios of 0.000460828, 0.000510637, and 0.000572517, respectively. Dimensional analysis, applying the Buckingham-π theorem and a database from 150 wells in the Spraberry formation in West Texas, was used. Key performance indicators (KPIs) that influence flow in a cased pipe around an object (coil tubing) were identified and employed in model development. These KPIs are (1) slick water densit

In semiconductor manufacturing, particle removal is critical for high yield. This study investigates cleaning efficiency on challenging surfaces like deep trenches, wafer bevel, and bonded dies, using various methods. Intentional contamination was applied using silica, silicon nitride, and ceria particles. Cleaning methods tested include high-velocity biphasic sprays, cryogenic processes, and polymer peel techniques. Results show that while polymer peeling offers excellent particle removal efficiency (PRE) on blanket surfaces and wafer bevels, it struggles with high aspect ratio features due t

The visualization allows the characterization of the wetting behavior of cleaning solutions on various hydrophobic surfaces. As device features scale down to 90nm and Cu/low-k films are employed for back end interconnects, post etch and ash residue cleaning becomes increasingly challenging due to the higher aspect ratio of the features, tighter CD control requirements, sensitivity of the low-k films, and the requirement for high wet etch selectivity between CuxO and Cu. Traditional solvent based cleaning in wet benches has additional issues such as wafer cross-contamination and high disposal cost [1, 2]. We have developed a novel aqueous solution (AQ) based single wafer cleaning process to address these challenges.
