Abstract:
Masyarakat desa yang hidup di daerah agraris dengan musim tropis memiliki banyak potensi sumber daya alam yang melimpah. Jika bisa memanfaatkan potensi tersebut maka bisa menjadi sumber tambahan penghasilan bagi masyarakat desa. Pemberdayaan dengan system bottom-up mengajak masyarakat untuk terlibat langsung dalam proses identifikasi, penemuan ide, pelaksanaan hingga evaluasi program pemberdayaan masyarakat. Dengan pelibatan secara langsung maka masyarakat merasa memiliki program dan diharapkan bisa berjalan secara berkelanjutan. Proses identifikasi sumberdaya alam yang ada di desa Grogolpenatus ditemukan limbah lidi yang banyak, namun tidak dimanfaatkan. Selanjutnya muncul ide untuk membuat berbagai kerajinan dari anyaman lidi. Program yang dilaksanakan yaitu pelatihan anyaman lidi dengan mendatangkan pemateri yang merupakan praktisi anyaman lidi. Peserta pelatihan anyaman lidi yaitu ibu-ibu PKK desa Grogolpenatus. Hasil anyaman lidi selanjutnya bisa langsung dipasarkan di obyek wisata Pantai Petanahan dan pasar Petanahan.

<p class="06IsiAbstrak">Penelitian ini merupakan penelitian eksperimen yang bertujuan untuk menguji keefektifan penggunaan alat peraga lidi dan motivasi siswa terhadap pembelajaran matematika dalam rangka meningkatkan hasil belajar matematika. Subyek penelitian adalah siswa kelas X MIPA SMA Negeri 2 Kudus yang berjumlah 72 orang dan terbagi dalam dua kelompok penelitian. Kedua kelompok mengalami perlakuan yang sama secara bergantian. Metode penelitian yang digunakan adalah counter balance. Teknik pengumpulan data hasil belajar dilakukan melalui pretest dan postest. Sedangkan pengumpulan data motivasi dilakukan melalui teknik angket. Hasil penelitian menunjukkan bahwa terdapat perbedaan hasil belajar matematika antar siswa yang diajar dengan menggunakan alat peraga lidi dan siswa yang diajar dengan tanpa menggunakan alat peraga lidi dengan nilai F = 12,434 untuk Kelompok siswa yang diajar dengan menggunakan alat peraga lidi mempunyai hasil belajar yang lebih tinggi. Hasil penelitian juga menunjukkan bahwa terdapat perbedaan hasil belajar antara siswa yang mempunyai motivasi belajar tinggi dan siswa yang mempunyai motivasi belajar rendah dengan nilai F = 61,678 untuk Hasil belajar yang lebih baik ditunjukkan oleh kelompok siswa yang memiliki motivasi belajar tinggi. Selanjutnya, hasil penelitian juga menunjukkan bahwa tidak ada interaksi antara penggunaan alat peraga lidi dan tanpa penggunaan alat peraga lidi dengan motivasi siswa dalam meningkatkan hasil belajar matematika. Hasil ini diperlihatkan oleh nilai F = 0,103 untuk Beda rata – rata pre test dan post test antara kelompok yang menggunakan alat peraga lidi dan kelompok yang lain adalah 57,917. Pada kelompok yang menggunakan alat peraga lidi dengan motivasi rendah menunjukkan bahwa alat peraga lidi dapat meningkatkan motivasi siswa dalam pembelajaran matematika. Hasil penelitian juga menyimpulkan bahwa penggunaan alat peraga lidi terbukti efektif meningkatkan hasil belajar matematika siswa pada materi menggambar vektor dimensi tiga.</p>

Mesin Pembuat Lidi Bambu Three in One Adalah sebuah alat mesin yang berfungsi untuk membuat lidi bambu yang produknya sebagai tusuk sate, tusuk gigi, tusuk bakso, lidi sangkar burung. Mesin pembuat lidi atau tusuk sate yang kami buat mempunyai kenggulan 3 proses sekaligus dalam pengerjaanya. Pertama yaitu proses penipisan, proses ini menipiskan bambu yang masih mempunyai ketebalan dan berbentuk balok. Kedua adalah proses perajang, prosesnya merajang menjadi belahan bambu kotak kecil-kecil. Ketiga adalah penyerutan yaitu proses dari perajangan bambu lidi yang masih berprofil kotak akan di serut menjadi profil bulat. Dalam pembuatan mesin tusuk sate memerlukam komponen besar yaitu motor sebagai penggerak, dan komponen pendukung lainya seperti besi siku sebagai kerangka, pully, rantai gir motor, roll karet , bering besi as. Bahan yang digunakan untuk membuat benda uji adalah sebuah bambu yang tua kisaran umur 2 tahun, kemudian di potong dan di belah kemudian akan dimasukkan ke mesin untuk melalui pisau penipis dilanjutkan kepisau perajang (dibelah kecil-kecil berbentuk profil kotak). Selanjutnya akan di masukkan kembali melalui pisau serut, pisau yang berbentuk kerucut sehingga akan membentuk lidi berbentuk profil bulat. Analisis data menggunakan dengan meninjau grafik yang terbentuk, data yang diperlukan berupa data kecepatan putaran (rpm) dan produk lidi, kemudian dibandingkan hasil data pengujian memakai kecepatan putaran (rpm) rendah 2000, sedang 2500, dan tinggi 3000. Pengujian menggunakan panjang produk 25cm dengan rata-rata jumlah sampel 60. Percobaan kecepatan 2000 didapatkan dari semua percobaan didapat rataan gagal produk sebanyak 3%. Percobaan kecepatan 2500 didapatkan dari semua percobaan didapat rataan gagal produk sebanyak 1,6%. Percobaan kecepatan 3000 didapatkan dari semua percobaan didapat rataan gagal produk sebanyak 9,6%.

Abstract:
The involvement of prostaglandin E2 (PGE2), adenosine 3',5'-cyclic monophosphate (cAMP), and vasopressin in lithium-induced polyuria was investigated in rats. Administration of LiCl (4 mmol/kg body wt) for 7 days induced a marked polyuria with a significant excretion of urinary PGE2. Administration of indomethacin (IND, 5 mg/kg body wt) for 4 days to lithium-induced diabetes insipidus (LiDI) rats diminished urine volume by 80% and urinary PGE2 by 85%. The in vitro data of the intact rat kidney showed that lithium stimulated arginine vasopressin (AVP)-induced PGE2 production and suggested that PGE2 suppressed cAMP synthesis in rat renal medulla. The AVP-induced PGE2 synthesis was greater and the AVP-stimulated cAMP production lower in the LiDI rat kidney in vitro. Interference of the vasopressin-associated cAMP system and the increased PGE2 synthesis in the kidney may be involved in the development of LiDI. The reduced cAMP production in the LiDI rat kidney might be partly due to the increased PGE2 synthesis. In LiDI rats plasma vasopressin increased, whereas AVP concentration in the hypothalamus and the neurohypophysis significantly decreased. It is postulated that lithium stimulates vasopressin release from the central nervous system and that elevated plasma vasopressin potentiates PGE2 production in the kidney synergistically with lithium.

Abstract:
Penelitian ini bertujuan untuk mengeksplorasi formula untuk menghasilkan mie lidi talas yang terbaik dan menguji tingkat kesukaan produk. Mie lidi talas dibuat dengan menggunakan tepung talas dan tepung terigu sebagai bahan utamanya. Metode yang digunakan adalah menggunakan model 4D (define, design, development, disseminate). Uji validasi dilakukan oleh ahli pangan yang dilanjutkan dengan uji kesukaan oleh panelis semi terlatih dan tidak terlatih yang dilakukan pada saat pameran produk di hadapan masyarakat. Berdasarkan eksplorasi untuk menentukan formula yang tepat dalam pembuatan mie maka substitusi tepung talas yang terbaik adalah sebanyak 30%. Uji kesukaan terhadap produk mie lidi talas menunjukkan skor 3,0 yang artinya bahwa panelis menyatakan suka pada mie lidi talas dan sebanyak 88,58% dari panelist menyatakan kesukaan pada produk ini. Kesimpulannya bahwa pembuatan mie lidi talas yang terbaik telah dapat dilakukan dengan melakukan substitusi tepung talas sebagai salah satu bahan baku dan uji kesukaan produk telah berhasil dilakukan.Eksploration of Formula and Preference Test for Taro Stick Noodles using Taro Flour for Ingredient SubstitutionAbstractThis study is aimed at exploration for the best recipe of taro stick noodle and testing the consumer preference. Taro stick noodle was made with taro flour and wheat flour as basic ingredient. The model 4D (define, design, development, disseminate) was used to decide the best recipe using validation tests by experts and organoleptic tests by panelists and public. Based on the results, best recipe for the taro stick noodle product was noodle with 30% taro flour substitution. The score for preference test for taro noodle products was achieved 3,0 that was indicated that panelist preferred the noodle. The preference test by public consumers indicated 88.58% of panelists preferred taro stick noodles. As conclusion, the exploration to find the best taro stick noodle was achieved resulting the most of consumer preferred the noodle.

Hasil analisis regresi sederhana untukmembuktikan secara statistik bahwa keseluruhan koefisien regresi dari indikator variabel bebas yangdigunakan dalam analisis ini berdasarkan nilai Fhitung. Hasil pengujian diperoleh nilai Fhitung hitung sebesar36,654 dengan signifikansi sebesar 0,002. MAKING AND TESTING OF SKEWERS CUTTING MACHINES. In Indonesia there are more than 100 types of bamboo that can be used by craftsmen, one of which is skewers. Skewers are promising commodities for business opportunities. The process of producing skewers are started from cutting down the bamboo, cutting bamboo, splitting bamboo, shriveling bamboo to become a stick skewer after that is done cutting the skewer sticks, drying sticks, polishing the sticks skewers and chopping sticks. The process of cutting a stick skewer which is done at this time is still using a simple tool, so the results are bad and the cutting time is very long. To maintain the quality of the results of a good stick skewer sticks and to increase the productivity of the stick skewers, the process of producing and testing of a skewer stick cutting machine is done. The method to produce a skewer stick cutting machine is done by designing the tool, determining the material to be used then making it. This skewer stick cutting machine is made with a press system and vertical cutting directions. From the results of testing the skewer stick cutting machine obtained that the quality of skewer cutting is good and the time required to cut is only 10 seconds. the difference is about 50 seconds faster than the hand saws used, so as to increase the productivity of the skewer sticks. The cutting machine was impelemented at home industry at Sidomulyo of South Lampung. Using the machine has increased productity and also quality of skewers.

Tujuan penelitian perbaikan pembelajaran ini untuk meningkatkan kemampuan berhitung pada operasi penjumlahan dan pengurangan dengan media lidi kelas 1 SDN 36 Cakranegara. Rumusan masalah dalam penelitan ini adalah atkan kemampuan siswa mengerjakan operasi hitung penjumlahan dan pengurangan apakah dengan media lidi dapat meningkatkan kemampuan siswa mengerjakan opersi hitung penjumlahan dan pengurangan. Analisis data yang digunakan dengan metode kualitatif. Pelaksanaan penelitian pada siklus 1 didasarkan pada data hasil yang diperoleh pada pra siklus. Dari hasil evaluasi dan refleksi di peroleh nilai rata-rata yang diperoleh siswa dalam kemampuan berhitung penjumlahan dan pengurangan masih di bawah kriteria ketuntasan minimal yang ditetapkan sekolah sebesar 70. Adapun nilai rata-rata yang diperoleh pada siklus I sebesar 74,34 dan persentase ketuntasan klasikal sebesar 78,26%. sedangkan pada siklus II diperoleh nilai rata-rata siswa sebesar 94,34 dan persentase ke tuntasan klasikal sebesar 95,65%. berdasarkan data yang diperoleh dari siklus I dan siklus II terjadi peningkatan yang signifikan. Dengan demikian penelitian tindakan kelas ini telah tercapainya seluruh indikator pembelajaran melebihi Kriteria Ketuntasan Minimal (KKM). Berdasarkan data di atas penggunaan media lidi pada operasi hitung penjumlahan dan pengurangan dapat meningkatkan kemampuan berhitung penjumlahan dan pengurangan kelas 1SDN 36 Cakranegara Tahun Pembelajaran 2016/2017

Keberadaan usaha kebun kelapa sawit yang dikelola pekebun umumnya masih terbatas pada usaha penjualan tandan buah segar (TBS) dan simpan pinjam. Ketergantungan pada penjualan TBS tersebut memiliki resiko yang besar terhadap fluktuasi harga yang pada akhirnya berpengaruh terhadap kinerja usaha kebun. Pemanfaatan biomassa kelapa sawit dapat menjadi salah satu peluang usaha yang menjanjikan bagi pekebun sawit serta mendukung ketahanan pangan dan energi masyarakat di pedesaan. Penelitian bertujuan untuk menentukan teknologi pemanfaatan biomassa kelapa sawit yang paling tepat bagi pekebun kelapa sawit dan mengetahui faktor-faktor yang mempengaruhi pekebun dalam pemilihan teknologi pemanfaatan biomassa sawit. Penelitian dilakukan di 4 kabupaten di Sumatera Utara yaitu Langkat, Labuhanbatu, Batubara, dan Serdang Bedagai. Dalam penelitian ini, proses analisis hierarki (AHP) digunakan untuk menentukan teknologi pemanfaatan biomassa yang paling tepat bagi pekebun kelapa sawit. Kriteria yang digunakan adalah manfaat, peluang, risiko, dan biaya, dengan subkriteria meliputi: pendapatan, penyerapan tenaga kerja, kemudahan operasional, potensi bahan baku, potensi pasar, biaya invetsasi, biaya operasional dan pemeliharaan, risiko kegagalan operasional, risiko pasar dan risiko lingkungan. Penelitian menggunakan pendekatan survei, wawancara dan focus group discussion (FGD) dalam memperoleh data primer yang dilengkapi kuisioner. Alternatif teknologi meliputi briket arang tandan kosong sawit, pelet pelepah sawit, kerajinan lidi sawit, jamur tandan kosong sawit, gula merah sawit, pakan ternak berbasis sawit, papan sawit, dan kompos tandan kosong sawit. Analisis data dilakukan dengan menggunakan program Expert Choice. Hasil menunjukkan bahwa dibandingkan alternatif teknologi lainnya, kerajinan lidi sawit merupakan prioritas utama sebagai teknologi paling tepat dikembangkan oleh UMKM pekebun sawit di Sumatera Utara. Hasil analisis regresi multinomial menunjukkan kerajinan lidi menjadi teknologi yang paling banyak dipilih pekebun sawit. Keputusan pekebun memilih kerajinan lidi dipengaruhi biaya investasi. Sementara hasil analisis terhadap alternatif teknologi lainnya menunjukkan bahwa peluang pekebun memilih teknologi jamur tandan kosong dipengaruhi oleh usia dan biaya investasi, sedangkan gula merah sawit dipengaruhi oleh tingkat pengetahuan teknologi

<p>Penelitian ini bertujuan untuk mendeskripsikan pemberdayaan perempuan, inovasi dalam membuat kerajinan anyaman, dan faktor-faktor pendukung serta penghambat keberhasilan pemberdayaan perempuan di Desa Pondok Sei Piring. Jenis penelitian adalah penelitian kualitatif metode studi kasus. Sumber data yang diteliti adalah ketua kelompok wirausaha pondok, pengelola rumah kerajinan, dan pengrajin anyaman. Pengumpulan data melalui wawancara, observasi serta dokumentasi. Analisis data dilakukan dengan pengumpulan data, reduksi data, penyajian data, dan kesimpulan. Instrumen yang digunakan adalah pedoman wawancara, pedoman observasi, dan dokumentasi. Keabsahan data dilakukan dengan triangulasi data, sumber dan teknik. Hasil penelitian menunjukkan bahwa proses pemberdayaan pengrajin anyaman di Rumah Kerajinan Pulau Raja yaitu melakukan pelatihan, melakukan pendampingan, dan evaluasi. Inovasi yang dilakukan yaitu inovasi proses dan produk yang menghasilkan jenis anyaman dan metode pemasaran kekinian yang dapat diaplikasikan pada kerajinan anyaman. Faktor pendukungnya ialah adanya integrasi dana desa, lokasi desa dan bentuk rumah, serta pusat pelatihan perempuan. Sedangkan faktor penghambat yaitu minimnya keterlibatan warga, semakin menipisnya stok generasi penerus dan persaingan harga.</p>

This thesis explores and explain the consept of corporat social responsibility (CSR) and it is influens on all market players. Based od literature overview this work will show the connection between marketing and existing variations of sustainability activities. Throught observation and analysis the thesis will show if the existence of CSR strategy, politics or programs in the companies, from certain fields and areas, will be take into consideration during buying decision. If young generation of Czech people realize, react or expect firms have it and apply into their practise.

Dále je také zaměřena na to, jaký vliv měla implementace na zaměstnance společnosti a jak je jimi vnímána. Tento vliv a jeho vnímání jsou vyhodnoceny na základě výsledků výzkumu formou dotazníkového šetření. Návrhová část poté zahrnuje doporučení, jak zavádět do firemního prostředí danou aplikace efektivněji a také jakým způsobem lze tuto aplikace uvést do firmy tak, aby byla zaměstnanci vnímána jako cenný pracovní nástroj, který zajistí pro správný chod společnosti.

The thesis deals with problems of creating maps for people with developmental disabilities. After analysis, it was necessary to admit that types of maps intended for people with developmental disabilities do not exist. Therefore, it was suggested to do our own cartographic work in co-operation with schools for students with developmental disabilities. It ought to make working with maps easier, especially for students attending schools for people with developmental disabilities. Three charts of the Czech Republic were created in scale 1 : 2 000 000. Subsequently a plan of Zlín was created in scale 1 : 4 000. The whole thesis is connected with issues of developmental disabilities, special education, especially educating of students with developmental disabilities. The main aim is joining creation cartographic work with intellectual level of people with developmental disabilities.

The thesis is divided into two parts. The theoretical part deals with management, manager, his personality, functions and roles, fundamental and individual style of management and situational management. In the practical part the knowledge obtained from the first part is applied to analyse the management style in three different selected enterprises. The analysis is questionnaire based. The thesis deals with two types of questionnaires. The first self-assessment one was given directly to managers and the second one was given to five of his employees. Each manager was ranked intofundamental or individual style of management and style of theoretical situational leadership according to the assessment of both types of questionnaires. The thesis evaluatespreparedness of business teams to work on given tasks and the ability to take responsibility. Manager´s orientation to people, results and his leadership was identified as well. The conclusion is recommendation to managers what to focus on in order to better functioning of the business team.

A pesquisa parte da preocupação humana em criar maneiras de responsabilização civil de seus semelhantes como fator de motivação para o desenvolvimento do processo civil. Esse desenvolvimento está atrelado à evolução dos conceitos de parte e terceiro, necessários para delimitação daqueles que seriam atingidos pelos efeitos da sentença condenatória. Com a descoberta do terceiro processual ligado juridicamente com o bem da vida ou com a situação jurídica conflitada, nasce o procedimento da intervenção de terceiros, no qual destaca-se a denunciação da lide como forma de fazer o garante de determinada obrigação responder dentro do mesmo processo, pela ação regressiva. Com o Código Civil de 2002 e as modernas tendências do processo civil, faz-se necessária uma releitura da denunciação da lide. Motivam, principalmente, a pesquisa as alterações referentes à evicção, o per saltum, a tutela antecipada, a natureza jurídica da denunciação e os temas da economia processual, da instrumentalidade do processo, da instrumentalidade das formas, do objetivo de evitar decisões conflitantes, da decisão justa e das condições da ação. A partir da análise dos dados, foi possível chegar às seguintes conclusões: 1- admite-se hodiernamente a evicção em hasta pública como forma de garantir a justiça na decisão e não desamparar o arrematanteevicto; 2- não atendendo o alienante à denunciação e sendo manifesta a procedência da evicção, pode o adquirente deixar de oferecer contestação, ou usar de recursos quando não tiver relação de direito material com aquele; 3- a denunciação da lide é direito do denunciante, pois é forma de alcançar a economia processual, a qual não pode ser tratada como obrigação, mas como tentativa de prestação de tutela com o máximo de resultados e o mínimo de esforços; 4- não é possível a condenação direta do denunciado frente ao adversário do denunciante, pois não existe litisconsórcio entre este e o denunciado, que não é alvo de qualquer pretensão deduzida na ação principal; 5- o CC de 2002 cria nova espécie de relação jurídica reflexa entre denunciante e denunciado, permitindo o per saltum como forma de prestigiar a economia processual; 6- admite-se a antecipação de tutela na denunciação, salvo quando, nos casos de evicção, o denunciante estiver de posse da coisa em litigio. Entretanto, admite-se tal tutela quanto a coisa alienada estiver deteriorada, exceto havendo dolo do adquirente.
The research begins from human worries to create civil responsibility as motivation to development of civil rules. This development is linked to the evolution of parties and third party concepts, necessary to establish who could be affected by sentence. With the discovery of third party connected with the chosen disputed on the process, the third party claim proceeding is created, in which stands out the third party complaint by means of making the real responsible to pay for the damage. With the new civil code and modern tendencies of civil rules, it becomes necessary a new reading about third party complaint. What specially motivate the research are the changes related to the eviction, the per saltum, the anticipated guardianship, the legal nature of denunciation and the subjects of the procedural economy, the process as instrumental, the forms as instrumental, the objective to prevent conflicting decisions, the just decision and the conditions of the action. From the analysis of the data it was possible to reach the following conclusion: 1- the eviction in auction is very recent admitted as a way to assure justice in the decision and not to abandon the buyer – the eviction one; 2- not taking care of the alienator one to the denunciation, and being manifest the origin of the eviction, the buyer can leave to offer plea, or to use of resources when it will not have legal material relationship with that one; 3- the implead is right of the denouncer, therefore it is form to reach the procedural economy, which cannot be treated as obligation, but as attempt of installment of guardianship with the maximum of results and the minimum of efforts; 4- the direct conviction of the denounced front to the adversary of the denouncer is not possible, therefore joinder of parties between this does not exist and the denounced one, that he is not white of any pretension deduced in the main action; 5- the civil code of 2002 creates new species of reflected legal relationship between denounced denouncer and, allowing per saltum as form to sanction the procedural economy; 6- it Is admitted anticipation of guardianship in the denunciation, saved when, in the eviction cases, the denouncer will be of ownership of the thing in process. However, such guardianship is admitted when the mentally ill thing will be spoiled, except having deceit of the buyer.

Wafer level bonding of MEMS devices is becoming an important packaging technique for small die. Wafer lid bonding simplifies and provides an economical assembly process. One requirement for RF MEMS devices is a hermetic lid, seal material, and sealing process for device reliability. A challenge of this packaging technique is the difference between the lid material CTE, coefficient of thermal expansion, and the silicon device wafer. We selected low temperature co-fired ceramics, LTCC, to evaluate as a potential MEMS lid material for wafer level bonding. This report covers the use of LTCC ceramic lids having CTE values of 5.5, 4.0, and 3.4ppm with thickness of 0.5 and 0.3mm. Different bonding recipes using an inert atmosphere were developed to manage warpage after bonding. Cooling ramp rates, dwell times at elevated temperatures, and lid scoring methods were investigated. A hold time at an elevated temperature was required for the ceramic lids with higher CTE values. With the low CTE ceramic lids, no hold time was required. We found successful RF MEMS wafer level bonding, WLB, can be achieved using low CTE ceramic lids.

Abstract Manholes are vertical shafts connecting underground sewers with street-level terminals. They are covered by heavy lids. During periods of heavy rainfall, the air column in the upper part of the manhole may be compressed to such high level that the lid moves up. Of course, this is a dangerous situation for pedestrians and road traffic. Bolting the lid may provide a solution to the problem, but it is known that air pressurization underneath can result in structural damage. A simple model is proposed to describe the lifting of the lid (manhole cover). When the lid moves up, air is allowed to escape so that the lifting pressure decreases and the lid moves down, whereupon the air pressure increases again. This repetition might lead to the realistic phenomenon of the dancing manhole cover. Since the model is strongly nonlinear, interesting dynamic behavior is expected.

This paper summarizes the intermetallic compounds (IMC) formation at the interface between thermal interface material (TIM) and nickel/gold plated integrated heat spreader (IHS) at varying Au thickness, and its impact on thermal reliability. Indium solders due to their high thermal conductivity are commonly used as the TIM to dissipate heat from silicon die to the thermal lids for new generation microprocessors with higher operating die temperatures. Indium solders readily wet the Au plating on thermal lids to form IMC during soldering. Optimal Au thickness is essential; Au thickness should be thick enough for reliable soldering, but must also be thin enough to offset the high cost and to prevent formation of a brittle Au-rich IMC layer in the solder joint. AuIn2 is the preferred IMC for indium-gold soldering and does not embrittle the solder joint. Resulting IMC type depends on the Au:In ratio which can be predicted by a In-Au binary phase diagram. On this basis, critical Au plating thickness to form AuIn2 IMC can be estimated using the known density values for electroplated gold and indium. In this study, Au thicknesses ranging from 0.035 to 0.2μm with a fixed gold pad size were electrolytically plated on a nickel plated copper lid. Assembled units were then subjected to Temperature Cycling-B (TCB). An in-house developed metrology for measuring junction-to-case thermal impedance (Rjc) is described. In this study, varying the thermal lids Au-plating thickness between 0.035 to 0.2 μm only lead to slight increase in center and corner Rjc values through 115 cycles TCB. The maximum center Rjc degradation post thermal cycling observed was only ∼ 1.7% on the lids with Au pad thickness between 0.035 – 0.04 μm. There were also no clear indications of impact of Au pad thickness on center and corner Rjc performance at EOL or post 115 cycles TCB. Thermal lids/TIM interface integrity remains unchanged for the range of Au pad thickness considered. However, detailed scanning electron microscopy and energy dispersive spectroscopy showed thicker Au plating results in greater incidence of AuIn2 IMC nodules beneath In-Ni-Au ternary IMC layer at end of line (EOL) ie post packaging and test. AuIn2 IMC is formed right after assembly and is what that holds the solder to the lid. As such, it follows that the presence of a more continuous and possibly greater number of AuIn2 IMC nodules can be expected to provide a better lid-solder joint at EOL.

Abstract:
We demonstrate the Lid-Integral Silicon Coldplate topology as a way to bring liquid cooling closer to the heat source IC. It allows to eliminate one thermal interface material (TIM2), to establish and improve TIM1 during packaging, to use wafer-level processes, and to ease integration in 1st level packaging. We describe the integration, and analyze reliability aspects of this package using modeling and test vehicle builts. To compare the impact of geometry, materials and mechanical coupling on warpage, strains and stresses, we simulate finite element models of five different topologies on an organic LGA carrier. We measure the thermal performance in terms of thermal resistance from coldplate base to inlet liquid and obtain 15mm2K/W at 30 kPa pressure drop across the package. We build two different topologies using silicon coldplates and injection molded lids. Gasket-attached coldplates pass an 800 kPa pressure test, direct-attached coldplates fracture in the coldplate. The results advise to use a compliant layer between coldplate and the manifold lid and promise a uniformly thick TIM1 layer in the Si-Si matched topology. The work shows the feasibility of composite lids with integrated silicon coldplates in high heat flux applications.

Abstract:
We have evaluated a new Ag-filled silicone thermal interface material (TIM) for its sensitivity to lid finish and impact on imaging discontinuities in the die/lid (TIM1) layer, in conjunction with two high performance lid materials, as a part of our advanced packaging technology development effort. Thermal and mechanical (shear stress and lid pull) measurements have been carried out on a number of different lid finishes to optimize thermal performance and adhesion at the TIM1/lid interface. This silicone TIM1 is found to be sensitive to the type of Ni-plating and plating bath chemistry. Nondestructive and destructive metrology has been carried out on flip chip (FC) packages using Ag-filled silicone TIM1 and either Cu or AlSiC lids. A number of silicone formulations have been investigated to assess their impact on surface acoustic microscopy (SAM) and X-ray imaging. Nondestructive evaluation (NDE) by real time X-ray and SAM has identified artifacts that make it difficult to unambiguously detect voids and delamination in the TIM1 layer. A “dark ring” or “picture frame” artifact is observed at the die perimeter in acoustic microscope images of packages with the Ag-filled TIM1. Detailed SEM cross-section and thermal mapping analyses on a number of specially constructed FC packages have been correlated with TIM1/lid delamination and voiding observed in SAM and X-ray images. Results of these studies point to changes in the TIM1 modulus during cure and post cure thermal excursions as the cause of the “dark ring” observed in the transmission SAM images rather than delamination at the TIM1/lid or TIM1/die interfaces. However, in the event that delamination is present at the edges it cannot be unambiguously deconvoluted from the “dark ring” artifact in the SAM images.

Abstract:
There have been a lot of tests and analyses reported for evaluation of drop tests of metal casks. However, no quantitative measurement has ever been made for any instantaneous leakage through metal gaskets during the drop tests due to loosening of the bolts in the containments and lateral sliding of the lids. In order to determine a source term for radiation exposure dose assessment, it is necessary to obtain fundamental data of instantaneous leakage. In this study, leak tests were performed by using scale models of the lid structure and a full scale cask without impact limiters simulating drop accidents in a storage facility, with aim of measuring and evaluating any instantaneous leakage at drop impact. Prior to drop tests of a full scale metal cask, a series of leakage tests using scale models were carried out to establish the measurement method and to examine a relationship between the amount of the lateral sliding of the lid and the leak rate. It was determined that the leak rate did not depend on the lateral sliding speeds. Drop tests of a full scale metal cask without impact limiters were carried out by simulating drop accidents during handling in a storage facility. The target was designed to simulate a reinforced concrete floor in the facility. The first test was a horizontal drop from a height of 1 m. The second test simulated a rotational impact around an axis of a lower trunnion of the cask from the horizontal status at a height of 1 m. In the horizontal drop test, the amount of helium gas leakage was calculated by integrating the leak rate with time. The total amount of helium gas leakage from the primary and secondary lids was 1.99×10−6Pa · m3. This value is 9.61×10−9% of the initially installed helium gas. The amount of leakage was insignificant. In the rotational drop test, the total amount of leakage from the primary and secondary lids was 1.74×10−5Pa·m3. This value is 8.45×10−8% of the initially installed helium gas. This value was larger than that of the horizontal drop test. Nevertheless, the amount of leakage was also insignificant. The relationship between the maximum sliding displacement of the lid and the leak rate coincided between the tests of a scale model and a full scale metal cask.

Abstract:
Flow past cavities covered by perforated lids pose a challenging problem for design engineers. Kelvin-Helmholtz waves appear early in the separated shear layers above the perforations that quickly mature into large-scale coherent structures far downstream. This evolution is sustained by a hydrodynamic feedback mechanism within the cavity even when its aft wall is far removed from the lid. Herein, the results from large-eddy simulations show analogous fundamental characteristics between open and perforated-cover cavities. Both adequately scale the fundamental frequency of the large-scale disturbance using the freestream velocity and the cavity width (or lid length). Moreover, the dimensionless frequencies jump to higher modes at equivalent length scales. Unlike the open cavity, one can invoke certain conditions that instigate the instability above the perforations but not a simultaneous long-term feedback mechanism necessary to fully sustain the periodic oscillation. The lid itself offers options for mitigating (or even eliminating) the instability. Results (for laminar separation) show the perforation spacing as the key factor. While maintaining the same fundamental frequency, one can easily dampen its spectral peak to complete disappearance by extending the perforation spacing.
