Full textEmbedded processors are today ubiquitous, dozen of them compose and orchestrate every technology surrounding us, from tablets to smartphones and a large amount of invisible ones. At the core of these systems, processors gather data, process them and interact with the outside world. As such, they are excepted to meet very strict safety and security requirements. From a security perspective, the task is even more difficult considering the user has a physical access to the device, allowing a wide range of specifically tailored attacks.Confidentiality, in terms of both software code and data is one of the fundamental properties expected for such systems. The first contribution of this work is a software encryption method based on the control flow graph of the program. This enables the use of stream ciphers to provide lightweight and efficient encryption, suitable for constrained processors. The second contribution is a data encryption mechanism based on homomorphic encryption. With this scheme, sensible data remain encrypted not only in memory, but also during computations. Then, the integration and evaluation of these solutions on Field Programmable Gate Array (FPGA) with some example programs will be discussed

Full textThe aim of this thesis work is to evaluate the performance in programming/cycling/retention of a SONOS memory cell based on a highly innovative split-gate architecture developed by STMicroelectronics, the eSTM™ (embedded Select in Trench Memory). Firstly, we explain the realization of this SONOS memory, which is based on a process step modification of the floating gate eSTM™ memory, with this modification carried out without additional cost.Secondly, we investigate the most efficient program and erase mechanisms for this memory, which also leads us to propose a new SONOS memory architecture. Thirdly, we electrically characterize the P/E activations of the SONOS eSTM™ cell for the two available architectures: dual gate and overlap. For dual gate memory, both memory cells on either side of the selection transistor have their own "ONO/control gate" stack. For overlap memory, the ONO layer is common to both memory cells. Even though this layer is shared, the information storage in ONO is localized only under the relevant control gate due to the discrete nature of charge trapping. The mechanism implemented for write and erase operations is carrier hot injection, and we detail the optimization of biases (different for the two available architectures) of the drain and select gate, which define the written and erased threshold voltages. We then perform endurance tests up to one million cycles for both architectures. Finally, we conduct a study on retention and charge pumping to assess the oxide quality at the interface of our cells. In a fourth phase, we seek to better understand the operation of the memory transistor and the variability of eSTM™ using TCAD simulations and electrical measurements on structures with various geometries

Full textThe first semi-conductor memories appeared in the 1960s. Since then,memories that are embedded on integrated circuits have evolved significantly. An important downsizing of these memories has been performed and they are still able to store more and more data. However, Flash technology-which is the most spread NVM technology nowadays - is facing scaling and power consumption issues. Numerous alternative solutions have emerged (emerging technologies) to replace Flash or to be integrated in smart objects, whose one of the main features is low power consumption. In the years to come, billions of devices connected to each other will exchange personal data that need to be secured. Flash technology has already been the subject of many studies, allowing it to be considered secured. Nevertheless, nothing has been performed yet on emerging NVM.This thesis proposes an evaluation of the secure character of one of these technologies, whose performances are promising: OxRAM. The first chapter of this manuscript deals with the state of the art of the different kind of existing memory technologies. It lists the different means that can be used to assess the security of a memory technology. This allowed to experiment attacks on an integrated circuit which embeds OxRAM. However, the results showed that more accurate studies are necessary to understand the observed effects. Chapters 3 and 4 will then demonstrate the vulnerabilities noticed on OxRAM memory cells through different LASER attacks. The source of these vulnerabilities has also been investigated, which allowed to propose tracks for countermeasures in order to protect integrated circuits that are to embed such memories
