Full textType I band lineups calculation for narrow gap structures on InP(001) substrate are presented It reveals the interest of InAsSb/GaAsSb association. Single dot model show a mixing of valence and conduction eigenfunctions in the confined eigenstates. This effect leads to non-radiative relaxations. Geometry has a strong impact on related characteristic times. IVBA calculations show a negative trend towards long wavelengths except for favoured areas. Large gap of strained InAs implies the use of big islands with low densities. Gain is then reduced. A 4 QD layers laser emitting at 1. 85 µm at 20 K has a threshold current density of 3,4 kA/cm². InAsSb dots formation in GaAsSb barrier turns out to be difficult. Antimony presence on the surface inhibits 2D-3D transition. Nevertheless this effect permits the formation of larger dots or thicker wells emitting until 2. 35 µm at 300 K

Full textThe objective of this thesis, conducted as part of the European contract Senshy, was the realization of laser diodes emitting in the mid-infrared range (from 3.0 to 3.4 µm). These devices are to be integrated into detectors and gas analysis systems based on the principle of absorption spectroscopy (TDLAS). for the detection of alkanes (methane, ethane, propane) and of alkenes (acetylene). The quantum well type-I structures were made by molecular epitaxy on GaSb. Despite having excellent performance in the 2 to 3 µm range, GaInAsSb/AlGaAsSb quantum well lasers rapidly show their limits when crossing the 3 µm barrier (the highest wavelength reached with such a device was 3.04 µm under cw operation at 20°C). This situation was all the more regrettable because several gases have their strongest absorption lines in the 3 to 4 µm range: methane, for example, has a peak of absorption at 3.26 µm overhanging a weaker peak at 2.31 µm by a factor 40. By replacing the quaternary AlGaAsSb by the quinary AlGaInAsSb, we have shown that the internal efficiency could be improved and we have obtained threshold current densities at 2.6 , 3.0 and 3,3 µm that could be favourably compared to the previous records at these wavelengths (respectively, 142 A/cm², 255 A/cm² and 827 A/cm²).DFB laser diodes made from the epitaxial structures were operated at room temperature in the continuous wave regime at 3.06 µm with a single-frequency emission (SMSR greater than 30dB) and a threshold current of 54 mA. At 3.3 µm, DFB devices were operated in cw up to 18 ° C with a SMSR > 30 dB and a current threshold of 140 mA. Eventually, these devices were integrated into a gas analysis system and allowed to reach a concentration limit of 100 ppbv of methane, i.e. 17 times less than the concentration of methane in the air

Full textIn the mid-infrared, arrays of distributed feedback quantum cascade lasers have been developed as a serious alternative to obtain extended wavelength operation range of laser-based gas sensing systems. Narrow-linewidth, single mode operation and wide tunability are then gathered together on a single chip with high compactness and intrinsic stability. In order to benefit from this extended wavelength range in a single output beam, the key challenge resides in the combination of different technologies to merge the output of different sources via the use of mid-IR photonic integrated circuits (PIC). The PIC can be split into three main blocks: the passive waveguide platform, the beam combiner and the active/passive coupler. For beam handling and guiding, we report fabrication and characterization of deeply etched InP/InGaAs/InP waveguides with state of the art performances. We fabricate and characterize multiplexers based on echelle and arrayed waveguide gratings on InP and SiGe platforms. A 60-to-1 spectral multiplexer operating in the 7-to-8.5 µm range is demonstrated. An advanced multiplexing scheme using interleaved and cross-order operations is also exposed. Finally, we realize quantum cascade laser arrays on InP and silicon. We design, fabricate and characterize an adiabatic coupler to efficiently and monolithically integrate active and passive waveguides. Heterogenous and hybrid integration are also considered with the demonstration of a tunable source using laser array and InP-based multiplexer

Full textThe goal of this PhD thesis is the study and the development of fibre based supercontinuum systems emitting in the mid-infrared. The physical origins of supercontinuum generation are developped in the first part of this work. Then, supercontinuum generation based on a heavy metal oxyde glass fibre is studied. Two pump sources have been tested yielding broad bandwidth radiation from at least 1 µm up to 2. 8 µm. Numerical computations have been carried out showing that the limitation of the supercontinuum generated can be attributed to the strong O-H- absorption band at 2. 8 µm. Finally, high average power supercontinuum generation has been demonstrated in a large mode area fluoride step-index fibre. The average power was 100 mW over the whole spectrum extending from 1 µm up to 4. 2 µm. Numerical computations were used to simplify the pump source architecture

Full textDevelopment of efficient, compact, tunable solid state laser for the mid-infrared (MIR) at room temperature has initiated the study of transition metal ion TM doped II-VI compounds. Among those compounds, chromium ion incorporated into ZnSe host crystal represent a solid state laser material allowing radiative emission at room temperature in the spectral range of 2-3 mM. This work concern the study and realization of tunable, room temperature operating, solid state laser for MIR based on Cr2+ :ZnSe polycrystal. Advantages of polycrystals are mainly based on the elaboration cost and available dimension compared to the single crystals. We have elaborated Cr2+ :ZnSe laser materials by thermal diffusion doping method using both single and poly-crystals of ZnSe. Different process involved during the diffusion were analyzed like incorporation of chromium into substitutional site, homogenization of the doping and the recrystallization process. We have thus determined parameters governing the diffusion of chromium into the ZnSe and elaborated single and poly-crystals with different concentration on Cr (since 2. 10^18 to 5. 10^19 ions. Cm^(-3)). Then, we have proceed to spectroscopic characterization of those materials. We observed no difference in the shape and bandwidth of the absorption spectrum (1400-2200 nm) associated to the optical transition 5T-2 → 5E of Cr2+, inserted either in single or poly-crystal of ZnSe. The same observation was done concerning the shape of the room temperature photo-luminescence spectra (2000-3000 nm) obtained with either single or poly-crystal of Cr2+ :ZnSe. Furthermore, a dynamical characterization of such materials indicated an excited state lifetime at 300K in the order of 4 to 5 ms for Cr concentration of 5. 10^18 ions. Cm^(-3). Finally, laser efficiency of those materials were also studied. A comparable optical-optical laser efficiency were obtained, in a same laser cavity, with both Cr2+ :ZnSe materials : single-crystal (33%) and poly-crystal (28%). This result is deeply associated to the high optical quality of the poly-crystal (large grain size) laser material obtained using our elaboration method : Thermal diffusion doping. We have also obtained with such materials a tunability between 2. 2 to 2. 7 mM at room temperature. We have thus demonstrated that Cr2+ :ZnSe poly-crystals are highly efficiency, tunable, room temperature operating, laser materials for the MIR and are in competition with Cr2+ :ZnSe single-crystals

Full textL'objet de cette thèse a consisté, dans un premier temps, à déterminer les conditions de croissance permettant la réalisation des lasers à cascade quantique basés sur le système de matériaux AlAsSb/GaInAs épitaxié sur substrat d'InP et de détecteurs photovoltaïques InAsSb épitaxiés sur substrat de GaSb. Pour ce faire, l'ensemble des paramètres intervenant dans l'incorporation concurrentielle des deux éléments V As et Sb (température, vitesse, nature de l'élément III...) a été étudié. Une procédure de détermination des épaisseurs individuelles et des compositions des hétérostructures GaInAs/AlAsSb, par diffraction de rayons X, basée sur l'utilisation d'un double superréseau a également été proposée. Ce travail a permis de mieux comprendre les phénomènes intervenant aux interfaces selon les conditions de croissance utilisées et d'obtenir ainsi un calibrage rigoureux et reproductible. Des résultats préliminaires satisfaisants ont finalement été obtenus sur les diodes électroluminescentes AlAsSb/GaInAs à cascade quantique sur InP ainsi que sur les détecteurs photovoltaïques InAsSb sur GaSb.
La seconde partie de cette thèse a consisté en l'optimisation des conditions de croissance des hétérostructures (Al,Ga)Sb/InAs épitaxiées sur substrat d'InAs et de GaSb. Dans ce système de matériaux, l'existence d'une ségrégation d'indium aux interfaces AlSb/InAs a pu être mise en évidence par différentes techniques de caractérisation (HRTEM, RHEED, HRXRD). La prise en compte de cette ségrégation a permis d'améliorer les performances des LCQs InAs/AlSb et d'atteindre le fonctionnement à température ambiante. Des résultats prometteurs ont également été obtenus pour des structures détectrices interbandes à cascade GaSb/AlSb/InAs.

Full textThis thesis reports on the progress made during my PhD concerning supercontinuum generation and its application in two types of materials: chalcogenide and tellurite glasses. Concerning the chalcogenide axis, two new arsenic-free compositions are developed: Ge20Se60Te20 and Ge20Se70Te10. Thermal and optical properties of these two glasses are studied and two types of fibers are manufactured: a step-index fiber and a suspended core fiber. The generation of supercontinuum in these two fibres, pumped by an optical parametric amplifier, gives competitive results compared to the current state of the art of supercontinuum generation in chalcogenide fibres. Supercontinuums widening between 2 and 14 µm are obtained. Concerning the tellurite axis, the generatedsupercontinuums confirm the previous results obtained with this type of fiber. The impact of pumping types is then studied with respect to the coherence of the supercontinuum in different fibre dispersion regimes when the pumping is of low power. Supercontinuum generation is also made with a new compact femtosecond laser source. Indeed, supercontinuums previously generated by an optical parametric oscillator can now be obtained by pumping the fiber with new compact femtosecond laser sources recently developed around 2 µm and commercially available. The supercontinuums obtained during my PhD thesis are used in various supercontinuum absorption spectroscopy experiments, in particular between 2 and 4 µm for methane detection

Full textIn recent years, there has been rowing scientific interest in the development of photonic circuits in the mid-infrared (mid-IR) range dedicated to optical sensing applications. The presence of absorption bands exhibited by various toxic and polluting molecules within this wavelength range renders mid-IR sensors well-suited to cater to a diverse array of users, with various advantages such as reduced manufacturing costs and compact devices. However, these circuits must be fabricated from materials that are transparent in the mid-IR range Chalcogenide glasses (ChGs) and porous silicon (PSi) have great potential for the design of such circuits. ChGs offer a large transparency range from near-infrared to 20 µm, while PSi is transparent from 1 to 8 µm. ChGs can be used for evanescent field spectroscopy, while PSi can improve interaction with target molecules through its open pores allowing for volume detection. This work is dedicated to the development of integrated mid-IR optical sensors based on both ChGs and PSi platforms. The integrated circuits are first fabricated and then characterized using an optical bench adapted for the mid-IR. Transduction tests are conducted for proof of concept with various analytes in gas or liquid phase, targeting absorption peaks around 4 and 7µm
