Full textThe thesis is devoted to the frequency-resolved investigation of the relaxation processes in optoelectronic materials and devices. Conventional fluorescence decay time measurement technique in the frequency domain was adapted for the use with light-emitting diode (LED) excitation and signal registration by a lock-in amplifier. Inorganic phosphors synthesized by aqueous sol-gel combustion method for using as wavelength converters in white LEDs as well as advanced organic semiconducting materials were investigated by photoluminescence decay time and quantum yield measurement techniques. The photoluminescence decay time measurement technique with extremely low quasi-continuous UV LED excitation was applied for the carrier dynamics research in GaN epitaxial layers. The investigation under such a low excitation conditions revealed the contribution of donor-acceptor recombination in the yellow luminescence of GaN. The techniques for in-situ thermal characterization of encapsulated LEDs, including the measurements of phosphors converter temperature and heat relaxation time constants inside a LED, were developed and demonstrated for the investigation of commercial low- and high- power LEDs.

Full textCurrently, organic electronics is one of the most expanding technology of semiconductor devices. This direction is rapidly developing due to the constant synthesis of new organic compounds and sophisticated advances in device engineering. Currently, organic materials are used in organic light-emitting diodes (OLEDs), organic thin-film transistors, solar cells and sensors. Low-cost manufacturing techniques such as wet casting or inkjet printing enable organic materials use in large-area and flexible electronic devices. Modern organic electronic materials are multifunctional – this enables not only to improve the material properties, but also to simplify the device architecture. However, the complexity of the molecular structure brings new problems associated with complex phenomena of the new multifunctional molecules -such as the formation of aggregates, intramolecular charge transfer, intramolecular torsion and others. Therefore, the control of the features of new multifunctional molecules is the main problem of organic electronics today. This work focuses on the control of photophysical characteristics of multifunctional organic emitters. Here we study aggregation induced emission and quenching of multifunctional molecular emitters and the possibilities to control these phenomena by optimizing functional properties of the film such as film forming properties, charge transfer, the emission efficiency, amplified spontaneous emission threshold and others.

Full textIn doctoral dissertation, results of investigation on zinc oxide based semiconductor layers and heterostructures for application in optoelectronics by spectroscopy methods are presented. High quality zinc oxide layers and heterostructures were characterized optically. That is ZnO, ZnO:Ga and MgZnO epitaxial layers grown by molecular beam epitaxy technique, ZnO:N layers grown by magnetron sputtering method, CdZnO/ZnO quantum wells structures for light-emitting diodes grown on GaN layers by combined molecular beam epitaxy and metalorganic chemical vapor deposition techniques. In this work, new data on dynamics and interaction of photoexcited carriers in zinc oxide based structures were acquired. It was shown, that the contribution of impurities bound excitons in the inelastic interaction of free excitons influences the position of luminescence band of the interaction in spectrum. In MgZnO epitaxial layers, the localization of carriers in the field of two different localization centers is described. Due to the localization the radiative recombination efficiency increases significantly and it has importance for application in optoelectronic devices. Investigation of the CdZnO/ZnO quantum wells structures for green spectral range light-emitting diodes showed that low radiative recombination efficiency at room temperature is mainly due to weak carrier localization effect, which is responsible for high efficiency of conventional InGaN/GaN quantum wells structures.

Full textThe main goals of the thesis are advanced characterization by complementary optical and electrical methods of organic semiconductors and the complexes of DNA (deoxyribonucleic acid) designed with purposefully controllable properties for opto-, photo- and electrical applications in modern device engineering. It was demonstrated that the polymer photovoltaic device having an active layer with donor/transmitter/acceptor structure bearing polar molecules exhibits the improvement of the external quantum efficiency associated with the growth of the mobility and reduced potential barrier for charge injection or extraction from the electrodes. The impact of the trapping states and their energetical and spatial distribution on the charge transport properties of organic semiconductors was revealed by several different complementary methods. It was demonstrated that carrier trapping is effectively involved in the charge transport phenomena, depending on the exciting light spectral range and applied electrical field. The influence of the hybrid DNA, dyes and silica material complexes on the optical properties of bio-organic materials was proven. Later the new cationic surfactant with a high efficiency third order nonlinear optical properties was demonstrated, which extended the range of available solvents for DNA complex.

Full textThe aim of dissertation was to develop and explore the semiconductor material terahertz (THz) pulse emitters, for Terahertz time–domain spectroscopy (THz–TDS) systems using a 1 μm wavelength femtosecond laser radiation. THz pulse generation and detection using optoelectronic semiconductor components in THz–TDS excited by femtosecond laser pulses become these days a powerful experimental technique. Traditionally, mode-locked Ti:sapphire lasers emitting at the wavelengths ~800 nm are used. However Ti:sapphire lasers require many-stage optical pumping arrangement, the system is quite bulky and complicated. The solution could be the lasers emitting in 1 – 1.55 µm, which can be directly pumped by diode laser bars. Recently, several compact, efficient and cost-effective solid-state and fiber laser systems that generate femtosecond pulses at near-infrared wavelengths have been developed and employed for activating THz–TDS systems. The main obstacle of these systems is the lack of material with appropriate bandgap, high dark resistivity and short (~ ps) carrier lifetimes.

Full textDaktaro disertacijoje pristatomi cinko oksido pagrindu užaugintų puslaidininkinių sluoksnių ir jų įvairialyčių darinių, skirtų taikymams optoelektronikoje, tyrimų rezultatai spektroskopijos metodais. Optiškai charakterizuoti aukštos kokybės cinko oksido sluoksniai ir jų įvairialyčiai dariniai: ZnO, ZnO:Ga ir MgZnO epitaksiniai sluoksniai, auginti molekulinės epitaksijos būdu, ZnO:N sluoksniai, auginti magnetroninio dulkinimo būdu, šviesos diodams paruošti CdZnO/ZnO kvantinių duobių dariniai ant GaN sluoksnių, auginti apjungiant molekulinės epitaksijos ir cheminio metaloorganinio junginio nusodinimo iš dujinės fazės auginimo metodus. Šiame darbe surinkta naujų duomenų apie fotosužadintų krūvininkų dinamiką ir sąveiką cinko oksido dariniuose. Nustatyta, kad netamprioje laisvų eksitonų sąveikoje dalyvaujantys prie priemaišų pririšti eksitonai įtakoja sąveikos liuminescencijos juostos padėtį spektre. Aprašyta krūvininkų lokalizacija MgZnO epitaksiniuose sluoksniuose dviejų skirtungų lokalizacijos centrų lauke. Dėl to žymiai padidėja spindulinės rekombinacijos efektyvumas, kas turi didelės svarbos taikymams optoelektronikos prietaisams. CdZnO/ZnO kvantinių duobių darinių, skirtų žalios spektro srities šviesos diodams, tyrimai parodė, kad mažas spindulinės rekombinacijos efektyvumas kambario temperatūroje yra dėl ženkliai silpnesnio krūvninkų lokalizacijos efekto, kuris užtikrina didelį efektyvumą įprastuose InGaN/GaN kvantinių duobių dariniuose.

Full textThis work treats three topics from the research on nanostructured semiconductors in the field of spintronics and optoelectronics. 1) Single semimagnetic quantum dots Semiconductors doped with Mn, so-called diluted magnetic semiconductors, exhibit an intense sp-d exchange interaction between free carrier spins and localized Mn spins. Due to this coupling an exciton, optically injected into the DMS semiconductor, acquires an exchange energy proportional to the Mn magnetization within the exciton volume. If the exciton localizes in a quantum dot it can be employed as a probe monitoring the magnetization in the nanoenvironment. However, this requires the spectroscopic selection of single quantum dots. In this work single CdSe/ZnMnSe quantum dots could be addressed with the help of an opaque metal mask on top of the semiconductor with nanoapertures prepared by electron lithography. The PL emission from such nanoapertures shows individual PL lines corresponding to single quantum dots. By means of magneto-PL-spectroscopy the magnetic moment of single quantum dots of only some tens of Bohrmagnetons is addressed, including its thermal fluctuations. The temperature as well as magnetic field dependence of the exciton-Mn coupling is consistently described in the frame of a modified Brillouin model. 2) Ferromagnet-DMS-Hybrids A local manipulation of spins in a semiconductor can be realized by a preparation of ferromagnetic structures on the surface of a semiconductor. Magnetic fringe fields, emerging from nanostructured ferromagnets (FM) are capable of bending the spin bands of a buried quantum well on a mesoscopic length scale. This is especially valid for a semimagnetic quantum well like the ZnCdMnSe/ZnSe heterostructure used in the following experiments. Due to the drastic enhancement of the exciton g factor by the coupling to the Mn spins, huge spin splittings become possible. Magnetostatic calculations performed for ferromagnetic dysprosium (Dy) wire structures show, that fringe fields in the range of 0.1 to 1 T can be achieved in a perpendicular magnetization configuration. Magneto-PL measurements with a high spatial resolution actually demonstrate an influence of nanostructured ferromagnets on the excitonic spin bands in the quantum well and even provide some information about the magnetic characteristics of the FM nanoelements. 3) Single localization centers in a InGaN/GaN quantum well The localization of charge carriers in nm-sized islands has a strong influence on the optical properties of InGaN/GaN quantum wells. A detailed analysis of these effects require a reproduceable, spectroscopic access to single localization centers. This prerequisite has been fulfilled by depositing a mask with nanoapertures on the semiconductor surface. PL spectra measured on these nanoapertures at a temperature of 4 K reveal individual, spectrally narrow emission lines with a halfwidth down to 0.8 meV. Such a single PL line can be attributed to the emission from a single localization center. The optical access to single centers has been demonstrated here for the first time. As the following experiments showed, there is a profound difference between the behavior of such single PL lines and the inhomogenous PL signal from a large ensemble of centers. This gives a clear picture of the impact of some mechanisms relevant for the PL characteristics of InGaN quantum films, that have been the subject of a controversial debate.
