Abstract:

Low-dimensional semiconductor structures, such as one-dimensional nanowires (NWs) and zerodimensional quantum dots (QDs), are materials with novel fundamental physical properties and a great potential for a wide range of nanoscale device applications. Here, especially promising are direct bandgap II-VI and III-V compounds and related alloys with a broad selection of compositions and band structures. For examples, NWs based on dilute nitride alloys, i.e. GaNAs and GaNP, provide both an optical active medium and well-shaped cavity and, therefore, can be used in a variety of advanced optoelectronic devices including intermediate band solar cells and efficient light-emitters. Self-assembled InAs QDs formed in the GaAs matrix are proposed as building blocks for entangled photon sources for quantum cryptography and quantum information processing as well as for spin light emitting devices. ZnO NWs can be utilized in a variety of applications including efficient UV lasers and gas sensors. In order to fully explore advantages of nanostructured materials, their electronic properties and lattice structure need to be comprehensively characterized and fully understood, which is not yet achieved in the case of aforementioned material systems. The research work presented this thesis addresses a selection of open issues via comprehensive optical characterization of individual nanostructures using micro-Raman ( -Raman) and micro-photoluminescence ( -PL) spectroscopies. In paper 1 we study polarization properties of individual GaNP and GaP/GaNP core/shell NWs using polarization resolved μ-PL spectroscopy. Near band-edge emission in these structures is found to be strongly polarized (up to 60% at 150K) in the orthogonal direction to the NW axis, in spite of their zinc blende (ZB) structure. This polarization response, which is unusual for ZB NWs, is attributed to the local strain in the vicinity of the N-related centers participating in the radiative recombination and to their preferential alignment along the growth direction, presumably caused by the presence of planar defects. Our findings therefore show that defect engineering via alloying with nitrogen provides an additional degree of freedom to control the polarization anisotropy of III-V nanowires, advantageous for their applications as a nanoscale source of polarized light. Structural and optical properties of novel coaxial GaAs/Ga(N)As NWs grown on Si substrates, were evaluated in papers 2-4. In paper 2 we show by using -Raman spectroscopy that, though nitrogen incorporation shortens a phonon correlation length, the GaNAs shell with [N]<0.6% has a low degree of alloy disorder and weak residual strain. Additionally, Raman scattering by the GaAs-like and GaNlike phonons is found to be enhanced when the excitation energy approaches the E+ transition energy. This effect was attributed the involvement of intermediate states that were created by N-related clusters in proximity to the E+ subband. Recombination processes in these structures were studied in paper 3 by means of μ-PL, μ-PL excitation (μ-PLE), and time-resolved PL spectroscopies. At low temperatures, the alloy disorder is found to localize photo-excited carriers leading to predominance of localized exciton (LE) transitions in the PL spectra. Some of the local fluctuations in N composition are suggested to create three-dimensional confining potentials equivalent to that for QDs, based on the observation of sharp PL lines within the LE contour. In paper 4 we show that the formation of these QD-like confinement potentials is somewhat facilitated in spatial regions of the NWs with a high density of structural defects, based on correlative spatially-resolved structural and optical studies. It is also concluded the principal axis of these QD-like local potentials is mainly oriented along the growth direction and emit light that is linearly polarized in the direction orthogonal to the NW axis. At room temperature, the PL emission is found to be dominated by recombination of free carriers/excitons and their lifetime is governed by non-radiative recombination via surface states. The surface recombination is found to become less severe upon N incorporation due to N-induced modification of the surface states, possibly due to partial surface nitridation. All these findings suggest that the GaNAs/GaAs hetero-structures with the onedimensional geometry are promising for fabrication of novel optoelectronic devices on foreign substrates (e.g. Si). Fine-structure splitting (FSS) of excitons in semiconductor nanostructures has significant implications in photon entanglement, relevant to quantum information technology and spintronics. In paper 5 we study FSS in various laterally-arranged single quantum molecular structures (QMSs), including double QDs (DQDs), quantum rings (QRs), and QD-clusters (QCs), by means of polarization resolved μ-PL spectroscopy. It is found that FSS strongly depends on the geometric arrangements of the QMSs, which can effectively tune the degree of asymmetry in the lateral confinement potential of the excitons and can reduce FSS even in a strained QD system to a limit similar to strain-free QDs. Fabrication of nanostructured ZnO-based devices involves, as a compulsory step, deposition of thin metallic layers. In paper 6 we investigate impact of metallization by Ni on structural quality of ZnO NWs by means of Raman spectroscopy. We show that Ni coating of ZnO NWs causes passivation of surface states responsible for the enhanced intensity of the A1(LO) in the bare ZnO NWs. From the resonant Raman studies, strong enhancement of the multiline Raman signal involving A1(LO) in the ZnO/Ni NWs is revealed and is attributed to the combined effects of the Fröhlich interaction and plasmonic coupling. The latter effect is also suggested to allow detection of carbon-related species absorbed at the surface of a single ZnO/Ni NW, promising for utilizing such structures as efficient nano-sized gas sensors.

Abstract:

Les travaux rapportés ont pour objet la caractérisation des propriétés structurales et de photoluminescence d'une série d'hybrides organiques-inorganiques. Leurs matrices comportent des groupements urée capables d'autoassemblage reliant le réseau silicate et un fragment organique. L'origine et les transferts d'énergie conduisant à l'émission de lumière ont été étudiés dans le cas des hybrides à base de polyéthers, contenant ou non des ions métalliques Eu3+ et préalablement caractérisés au laboratoire, afin de dresser une toile de fond théorique pour aider l'interprétation des données expérimentales et la conception de nouveaux matériaux hybrides. L'effet de la morphologie sur les propriétés de photoluminescence a ensuite été étudié : des hybrides comportant un fragment central alkyle avec des morphologies différentes ont été obtenus à partir d'un précurseur unique en utilisant des conditions acide ou nucléophile, en présence ou non d'ions Eu3+. Des matériaux hybrides lamellaires ou amorphes ont été obtenus et la comparaison des propriétés de photoluminescence a montré que ces derniers possèdent de meilleurs rendements quantiques. Des matériaux hybrides comportant un fragment bipyridine ont été synthétisés. Ceux sans métal sont stables dans le temps, excitables avec des LEDs commerciales et bon marché, et ont un très bon rendement quantique (0. 18 et 0. 22±0. 02) pour des excitations dans le long UV/bleu. Les mêmes hybrides synthétisés en présence de sels d'Eu3+, Gd3+ et/ou Tb3+ ont aussi été synthétisés et le rôle clef joué par la lumière émise par l'hôte dans la luminescence de ces hybrides a été démontré The present work focus on the characterization of the structural and photoluminescence properties of a series of organic-inorganic hybrids. The matrix of these materials includes urea crosslinks between a siliceous backbone and an organic chain (polyether, alkylene and bipyridine based). The origin and energy transfer processes behind the emission features was studied for the polyether-based organic/inorganic hybrids lacking metal activator and incorporating Eu3+ (that were well characterized in previous works) in order to have a theoretical scheme that will be useful in guiding the interpretation of experimental data and in the design of new organic/inorganic hybrids. The effect of the morphology on the photoluminescence features of hybrids was also studied; alkyl-based hybrids with different morphologies were obtained from the same precursor (designated P12) using acidic or nucleophilic catalysis, in the presence of Eu3+, giving lamellar and amorphous hybrids lamellar materials and the respective structural and luminescence features compared. Two amorphous bipyridine-based materials were synthesized exhibiting high stability over time and high emission quantum yield values (0. 18±0. 02 and 0. 22±0. 02) for excitation in the long UV/blue regions using a commercial light emitting diode (LED). These bipyridine-based hybrids incorporating Eu3+, Gd3+, and/or Tb3+ ions were also synthesized and the key role played by the light emitted by the hybrid host in the luminescence of the corresponding Ln3+-based hybrids was demonstrated

Abstract:

Le silicium est reconnu comme étant un mauvais émetteur de lumière à cause de son gap indirect. Diverses stratégies ont été développées pour améliorer son rendement d'émission, le Si constituant le matériau de choix pour la photonique. Ce manuscrit présente l'élaboration et la caractérisation de matériaux originaux à base de silicium afin de proposer des solutions alternatives pour améliorer les propriétés d'émission de lumière du Si. Ce travail est divisé en 4 parties avec tout d'abord une revue de l'état de l'art de l'émission de lumière dans le Si et les bases sur les mécanismes de recombinaison dans le Si. Une seconde partie se concentre sur l'élaboration et l'étude de dispositifs électroluminescents à base de Si comportant un réseau de dislocations enterrées un niveau d'une jonction PN obtenu par collage moléculaire. L'émission de lumière située vers 1,1 et 1,5 µm (1,1 et 0,8 eV) est attribuée à la recombinaison des porteurs sur les états piège induits par des précipités de bore et d'oxyde dans le voisinage de dislocations (E^phonon_Bore vers 1.1eV et Dp~0.8eV) et des états de défauts localisés à l'intersection du réseau carré de dislocations vis (D1~0.8eV). Une troisième partie traite de l'élaboration et des propriétés optique d'ions Er3 + couplés avec des nanostructures de Si dans des films minces de SRO (Silicon-Rich Oxide) obtenus par co-évaporation de SiO et d'Er. Dans cette matrice, l'efficacité d'excitation indirecte de l'Er à 1,5 µm via les nanostructures est démontrée par la mesure de sections efficaces effectives d'excitation de l'Er entre 2x10-16 cm2 et 5x10-15 cm2 en fonction du flux d'excitation et des paramètres d'élaboration. Le principal résultat est la forte diminution avec la température de recuit de la fraction d'ions Er3+ émetteurs susceptible d'être inversée. Des expériences EXAFS révèlent que ce comportement est en corrélation avec l'évolution de l'ordre chimique local autour des atomes d'Er. Dans une dernière partie est présentée l'élaboration de nanostructures de Si de type nanofils cœur-coquille Si/SiO2. Ces structures cœur-coquille sont obtenues par trois méthodes différentes. Les structures obtenues par dépôt d'oxyde sur la surface de nanofils de silicium CVD catalysées avec de l'Au présentent une émission autour de 500 nm efficace à température ambiante due à la recombinaison des porteurs photo-générés au niveau des états de défauts dans la couche d'oxyde et à l'interface Si/SiO2. L'intensité de PL collectée est de plus d'un ordre de grandeur supérieure à celle mesurée sur des films minces de SiO2 similaires déposés sur des substrats de Si. En outre, la passivation des nanofils de Si CVD par un procédé d'oxydation thermique permet de neutraliser les états de surface qui dominent dans de telles structures. La mesure des vitesses de recombinaison de surface semble indiquer que ces nanofils ainsi passivés présentent des propriétés électroniques de volume similaires à celles du Si standard de microélectronique. Enfin, une nouvelle méthode pour l'élaboration in situ de nanofils cœur-coquille Si/SiO2 basée sur l'évaporation d'une source solide SiO avec l'Au et le Cu comme catalyseurs est détaillée. La croissance des fils catalysés par l'Au se produit dans le mode de croissance VLS (Vapor-Liquid-Solid comme en CVD) donnnat des nanofils présentant un cœur de Si cristallin et une coquille amorphe d'oxyde. En revanche, la croissance des nanofils catalysée par le Cu semble se produire préférentiellement à plus basse température en mode VSS (Vapeur-Solide-Solide) expliquant pourquoi ces NFs présentent une forte densité de défauts cristallins dans la cœur de Si contrairement aux fils catalysés Au Silicon is known as a poor light emitter due to its indirect band gap. Various strategies have been developed to overcome its poor emission efficiency since it is the material of choice for photonics. In this manuscript are detailed the elaboration and characterization of original silicon-based materials in order to propose alternatives solutions to improve Si light emission properties. This work is divided in 4 parts with a first one describing the state of the art of light emission in Si and the basics of recombination mechanisms in Si. A second part focuses on the elaboration and study of electroluminescent devices based on bulk Si with a buried dislocation network at a PN junction obtained by wafer bonding. The light emission near 1.1 and 1.5 µm (1.1 and 0.8 eV) is attributed to the recombination of carriers on trap states induced by boron and oxide precipitates in the vicinity of dislocations (E^phonon_Bore near 1.1eV and Dp~0.8eV) and defects traps at the intersection of the square network of screw dislocations (D1~0.8eV). In a third part is showed the elaboration and the optical properties of Er3+ ions coupled with Si nanostructures in Si-Rich Silicon Oxide (SRO) thin films obtained by co-evaporation of SiO and Er. We demonstrate the efficient indirect excitation of Er at 1.5 µm with high effective cross sections between 2x10-16 cm2 and 5x10-15 cm2 as a function of the excitation flux and the elaboration parameters. The main result is the drastic decrease of the number of Er3+ emitting ions coupled to Si with the annealing temperature. EXAFS experiments revealed that this behavior is correlated with the evolution of the local chemical order around Er atoms. In a last part is presented the elaboration of Si nanostructures based on core-shell Si/SiO2 nanowires. These core-shell structures are obtained by three different methods. Core-shell nanowires obtained by oxide deposition on the surface of CVD Au-catalyzed Si nanowires exhibit an efficient room temperature emission around 500 nm due to the recombination of photo generated carriers in defects states in the oxide layer and at the Si/SiO2 interface. The collected PL intensity is more than one order of magnitude higher than similar SiO2 thin films deposited on Si substrates. Moreover, the passivation of CVD-growth Si nanowires by a thermal oxidation procedure allows neutralizing the surface states which are predominant in such structures. As a result, the measurement of surface recombination velocities seems to indicate that such passivated nanowires present similar volume electronic properties than standard microelectronic bulk Si. Finally, a new method for the elaboration of in situ core-shell Si/SiO2 nanowires based on the evaporation of a solid SiO source with Au and Cu as catalysts is presented. The Au-catalyzed growth occurs in the VLS mode (Vapor-Liquid-Solid like in CVD-growth) leading to the growth of nanowires with a crystalline Si core surrounded by an amorphous oxide shell. But Cu-catalyzed nanowires growth seems to appear preferentially at lower temperatures in the VSS (Vapour-Solid-Solid) mode explaining why these nanowiress exhibit a high density of crystalline defects in the Si core compared to Au-catalyzed wires

Abstract:

Nous étudions par dynamique moléculaire la présence des hétérogénéités dynamiques dans l'eau surfondue. Nous utilisons le récent modèle TIP5P de Mahoney et Jorgensen qui est aujourd'hui le potentiel qui reproduit le mieux les propriétés de l'eau que nous étudions. Les résultats de nos simulations sont en bon accord avec ceux obtenus expérimentalement ce qui nous a permis de valider notre programme. Par la suite, nous montrons l'existence d'hétérogénéités dynamiques dans l'eau surfondue. Nous avons étudié les agrégations dynamiques des molécules de mobilités différentes. Nous observons l'agrégation dynamique des molécules les plus mobiles ainsi que leurs mouvements sous forme de chaînes d'hétérogénéités. Les molécules les moins mobiles quant à elles forment des groupements dont la taille augmente lorsque la température baisse. Nous observons la présence de deux temps caractéristiques associés au deux types d'hétérogénéités et évoluant différemment. Nous montrons la présence d'effets de taille finie dans l'eau surfondue qui s'accroissent lorsque la température baisse. Dans l'autre partie de ce travail, nous avons étudié les propriétés des porteurs de charges dans les nano structures de type OD, 1D, 3D. Nous effectuons des calculs théoriques des caractéristiques (énergie et masse) du (bi)polaron dans les nanostructures à l'aide de la méthode variationnelle de Feynman. Nous obtenons la relation entre ces caractéristiques, le rayon, l'anisotropie et la constante de couplage électron-phonon de Fröhlich. Par optimisation numérique, nous montrons l'évolution de ces caractéristiques au fondamental de niveaux d'énergies. Nous développons une théorie de photoluminescence assisté par des phonons dans un nano cristal sphérique pour différents mécanismes d'interaction entre les électrons et les phonons We investigate the presence of dynamical heterogeneities in supercooled water with molecular dynamics simulation. The new water model TIP5P proposed by Mahoney and Jorgensen which reproduces well water properties is used. We validate our simulation by a compartive study of our results and those obtained in experiments. Thereafter, We show the existence of dynamic heterogeneities in supercooled water. We then studied dynamic aggregations of the molecules of different mobilities and find a string-like dynamics for the most mobile molecules and also dynamical aggregation of the least mobile molecules. The two kinds of dynamical aggregation appear however to be very different. We observes two different times characteristic associated to the two types of heterogeneities. Many sizes of boxes are used for simulations and we show the finite size effect on static and dynamic properties of supercooled water. In the second part of this work, we studied the properties of the charge carriers in mesoscopic structures type OD, 1D, 3D. Using Feynman variational method we carry out theoretical calculations of the characteristics (energy and mass) of the (bi)polaron in nanostructures. We obtain the relation between these characteristics, radius, anisotropy and the Fröhlich electron-phonon coupling constant. By numerical optimization, we obtained that the ground state energy and mass of (bi)polaron increase with the coupling constant and confinement frequency. We developed a theory of photoluminescence assisted by phonons in a spherical nano crystal for various mechanisms of interaction between the electrons and the phonons

Abstract:

Ce travail rassemble les technologies de nanoélectronique et de nano-photonique pour créer un dispositif électro-plasmonique dont les propriétés optiques linéaires et non linéaires sont contrôlées électriquement. Ici, nous présentons la première démonstration de la modulation de photoluminescence non linéaire par des moyens électriques dans un cas d'étude simple. A cette fin, les nanoantennes plasmoniques sont interfacées avec des connexions électriques induisant des régions localisées d’accumulation et de déplétion d'électrons et affectant ainsi la réponse optique. De plus, une analyse complète de la photoluminescence non linéaire dans les nanofils plasmoniques est réealisée. La délocalisation et le transport des non-linéarités apportées par de telles structures permettent l’activation à distance des signaux. Différents aspects, dont les mécanismes sous-jacents à la modulation électrique et les processus dictant la généeration de photoluminescence non linéaire, sont systématiquement explorés This work brings nano-electronics and nano-photonics technologies together to create an electron- plasmon device whose linear and nonlinear optical properties are electrically controlled. Here, we present the first demonstration of nonlinear photoluminescence modulation by electrical means in an uncluttered configuration. To this purpose, plasmonic nanoantennas are interfaced with elec- trical connections inducing localized regions of electron accumulation and depletion and therefore affecting the optical response. Additionally, a complete analysis of the nonlinear photoluminescence in plasmonic nanowires is carried out. The delocalization and transport of nonlinearities provided by such structures allow the remote activation of the signals. Different aspects including the un- derlying mechanisms behind the electrical modulation and the processes dictating the nonlinear photoluminescence generation are systematically explored

Abstract:

The modification of the band edge or emission energy of semiconductor quantum well light emitters due to image charge induced phenomenon is an emerging field of study. This effect observed in quantum well light emitters is critical for all metal-optics based light emitters including plasmonics, or nanometallic electrode based light emitters. This dissertation presents, for the first time, a systematic study of the image charge effect on semiconductor–metal systems. the necessity of introducing the image charge interactions is demonstrated by experiments and mathematical methods for semiconductor-metal image charge interactions are introduced and developed.

Abstract:

Ce travail présente le développement d'une méthode originale d'élaboration basée sur la pulvérisation magnétron réactive d'une cible de silice pour l'obtention de matériaux luminescents à base de silicium. Les paramètres d'élaboration (gaz et température) permettent le contrôle de la composition du matériau déposé (SiO2, composite Si-SiO2 ou Si). Deux types de structures ont été élaborés et étudiés : Les composites Si-SiO2 où des nanocristaux de silicium sont noyés dans une matrice de silice : Un processus expérimental est développé afin d'accroître l'intensité de photoluminescence de ces matériaux. Les multicouches où alternent couches de silicium de quelques nanomètres et couches de silice d'une dizaine de nanomètres : Une étude expérimentale et théorique de la photoluminescence, en corrélation avec la microstructure du silicium, nous a permis de déterminer l'origine de l'émission, à savoir les structures nanométriques et la présence d'une région interfaciale entre silicium et silice.

Abstract:

Les nanostructures photoluminescentes à forte efficacité d’émission présentent un intérêt majeur en nano-optique. En particulier, les boîtes quantiques (BQs) sont d’excellents candidats pour obtenir des sources de photons uniques, lorsqu’elles sont insérées dans des cavités photoniques appropriées. Ainsi, l’intégration de ces nano-émetteurs avec un contrôle spatial parfait constitue un réel défi. Dans cette thèse, nous avons développé un photopolymère greffé sur des BQs de différentes couleurs d’émission, pour la photolithographie 3D à très haute résolution spatiale. Nous avons ainsi fabriqué des nanostructures 1D, 2D et 3D par photopolymérisation à 2 photons (PDP). Une amélioration significative de la résolution a été obtenue grâce à un très fort confinement du volume réactionnel suite à l’ajout des inhibiteurs de radicaux. Le plus petit motif polymère est inférieur à 60 nm, obtenu au sein de structures organisées type « tas de bois » de 350 nm de période. Il s’agit d’un record dans la fabrication 3D par PDP utilisant un seul laser à 780 nm. Nous avons également montré que la présence des BQs améliore significativement la résolution. Des études photochimiques et cinétiques ont été réalisées pour comprendre l’influence des inhibiteurs et des BQs sur la structuration. Finalement, nous avons montré la possibilité d’intégrer nos BQs de manière contrôlée sur des nano-fils d’argent, des guides d’onde, des nano-cubes d’or et des fibres optiques microlentillées. Nos résultats devront stimuler d’autres travaux prometteurs dans le domaine de la nano-optique Luminescent nanostructures with high emission efficiency and spatial resolution are of great interest for optics and photonics. Specifically in quantum optics, remarked as an attractive candidate for single photon sources, quantum dots (QDs) have shown promising quantum yield and stability. In this issue, the crucial point is to integrate QDs emitters with a spatially controlled manner into optical and plasmonic devices. In this thesis, photopolymer containing QDs with 3 different emission colors have been formulated and used for the fabrication of 1D, 2D and 3D nanostructures with sub-100 nm size by direct laser writing based on two-photon polymerization (TPP-DLW). The improvement of the spatial resolution of writing is realized through a strong confinement of the polymerization volume based on the use of free radical inhibitors. The results show that the smallest feature size of 3D polymer woodpiles could reach 60 nm with a period of 350 nm, which has never been reported in the fabrication via TPP-DLW using single laser emitting at 780 nm. Investigations showed that spatial resolution of writing is significantly improved in the presence of Qds. Photochemical and kinetics studies were performed to understand the effect of both inhibitors and Qds on the nanostructuring by TPP. Finally, the local integration of QDs into Ag nanowires, ion exchange-glass optical waveguides, Gold nanocubes and fiber tips was achieved. We believe that our results and approaches of nanofabrication will stimulated further promising works in nano-optics

Cette thèse porte sur l'interaction lumière-matière au sein de nanostructures placées dans des cavités optiques à base de semi-conducteurs nitrures. A l'aide d'expériences de micro-photoluminescence dans l'ultra-violet, nous étudions les propriétés optiques de boîtes quantiques GaN/AlN dans des microcavités planaires et celles de puits quantiques GaN/AlN insérés dans des microdisques AlN.Afin d'améliorer la collection du faible signal de photoluminescence de boîtes quantiques uniques, nous utilisons des microcavités planaires pour modifier le diagramme d'émission d'une boîte quantique. Le dessin des microcavités est optimisé grâce à des simulations numériques basées sur la méthode des matrices de transfert en présence d'un émetteur. Nous montrons que, pour une microcavité nitrure à base de miroirs de Bragg AlN/AlGaN, la collection des photons émis par une boîte quantique peut être théoriquement améliorée d'un ordre de grandeur, ce qui est confirmé par nos mesures sur boîtes quantiques uniques, ouvrant ainsi la voie à des études avancées de corrélations de photons dans l'UV.La seconde partie des travaux est dédiée à la réalisation d'un micro-laser opérant dans l'UV profond et à température ambiante. En utilisant des puits quantiques GaN/AlN de 2,8 mono-couches, crûs sur substrat silicium et insérés dans des microdisques AlN, nous observons une émission laser à 275 nm sous pompage optique impulsionnel. Cette démonstration montre le fort potentiel des semi-conducteurs nitrures pour la nano-photonique UV sur silicium This thesis addresses the light-matter interaction in nitride nanostructures embedded in optical microcavities. By using micro-photoluminescence experiments, we study the optical properties of GaN/AlN quantum dots embedded in planar microcavities and those of GaN/AlN quantum wells in AlN microdisks.By placing quantum dots in planar microcavities, we are able to modify the emission diagram and increase the collection efficiency. The design of the microcavities is optimized by using numerical simulations based on transfer matrix method with an internal emitter. For an AlN microcavity with AlN/AlGaN Bragg mirrors, we show that the collection efficiency could be theoretical increase by one order of magnitude, which is confirmed by our micro-photoluminescence experiments on single quantum dots. This observation opens the way for advanced studies such as photon correlations experiments in the UV range.The second part of our work is devoted to the realization of a micro-laser operating in the deep-UV range at room-temperature. By using thin GaN/AlN quantum wells (2.8 monolayers), grown on silicon substrate and embedded in AlN microdisks, we observe a laser emission at 275 nm under pulsed optical pumping. This demonstration shows the strong potentiality for future developments of nitride-on-silicon nano-photonics

Ce travail concerne la croissance par épitaxie sous jets moléculaires, les propriétés structurales et optiques de nanostructures GaN polaires (0001) et semi-polaires (11 2 2) dans une matrice d’Al0,5Ga0,5N. Le but de ce travail est d’améliorer l’efficacité radiative des nitrures dans le domaine UV. Nous avons tout d’abord étudié la croissance et les propriétés de boîtes quantiques GaN/Al0,5Ga0,5N polaires. Ces structures ont la particularité d’être soumises à un fort champ électrique interne de l’ordre de 3500 kV/cm. Ce champ est responsable du décalage vers le rouge des énergies de transition des boîtes quantiques ainsi que de la réduction de leur force d’oscillateur lorsque leur hauteur augmente. Nous nous sommes intéressés également à la croissance de nanostructures GaN/Al0,5Ga0,5N (11 2 2) semi-polaires. Ces nanostructures ont une forme anisotrope, elles sont allongées et alignées suivant la direction [1100]. Nous avons ensuite étudié et comparé les propriétés optiques des nanostructures en fonction de leur orientation. Cette étude nous a permis d’estimer une valeur du champ électrique interne dans les nanostructures semi-polaires de 450 kV/cm seulement. La conséquence de ce faible champ électrique est une émission décalée dans l’ultraviolet (310 - 340 nm), une largeur à mi-hauteur étroite de l’ordre de 90 meV ainsi qu’une durée de vie radiative courte (330 ps). Finalement, nous démontrons pour la première fois une diode électroluminescente à base de boîtes quantiques GaN/Al0,5Ga0,5N polaires émettant dans l’UV (380 nm) This work deals with the growth, the structural and optical properties of polar (0001) and semi-polar (11 2 2) GaN nanostructures grown in an Al0. 5Ga0. 5N matrix by molecular beam epitaxy. The aim of our work was to improve the radiative efficiency of nitrides in the UV range. First, we have studied the growth of polar GaN/Al0. 5Ga0. 5N quantum dots (QDs). We found that the quantum dot structures are affected by a strong electric field (3500 kV/cm) responsible for a large redshift of the QD transition energies and a large reduction of the oscillator strength when the nanostructure height increases. Next, we have studied the growth of the semipolar GaN/Al0. 5Ga0. 5N (11 2 2) nanostructures. The nanostructures, which have an anisotropic shape, are elongated and aligned along the [1100] direction. We have performed time resolved and integrated photoluminescence experiments in order to evaluate the internal electric field. We found a small electric field value of 450 kV/cm. Accordingly, the optical properties are improved compared to the polar case. An emission in the UV range (310 – 340 nm), a narrow line width (90 meV) and a small radiative lifetime (330 ps) are obtained. Abstract:

Les nanocristaux semi-conducteurs colloïdaux possèdent des propriétés photo-physiques qui en font des objets de choix pour des applications variées, comme le marquage biologique, le photovoltaïque ou encore l'optique quantique. Dans cette thèse, nous étudions les modifications, introduites par des réseaux d'or, de la fluorescence de nanocristaux CdSe/CdS à coquille épaisse. Nous présentons tout d'abord les propriétés fondamentales de ces nanocristaux de CdSe/CdS puis la manière dont leurs propriétés d'émission peuvent être contrôlées par l'environnement électromagnétique, en détaillant en particulier le cas d'un couplage avec des plasmons de surface. Des simulations réalisées par nos collaborateurs du LICB dans le cadre d'un projet ANR sont ensuite comparées à nos mesures expérimentales. Nous observons que le couplage des nano-émetteurs individuels au réseau d'or permet à la fois d'accélérer l'émission spontanée et de mieux la collecter. Les structures métalliques sont optimisées pour que les améliorations détectées soient peu sensibles à la position de l'émetteur. Un effet supplémentaire est le contrôle de la polarisation de l'émission qui se révèle être fixée pa r le réseau. Nous rapportons également des changements dans la statistique temporelle d'émission des photons et notamment la suppression totale du scintillement. Les métaux étant connus pour leurs pertes ohmiques, des expériences ont été réalisées pour montrer que les pertes non radiatives qu'elles entraînent peuvent être réduites à basse température. Nous avons examiné le cas d'une surface d'or plane ainsi que des réseaux linéaires et circulaires. Enfin, une nouvelle méthode de post-traitement a été développée en parallèle. Elle permet par exemple d'étudier les variations de l'efficacité quantique bi-excitonique dans des nanocristaux enrobés d'or suivant l'état de charge de l'émetteur Colloidal semiconductor nanocrystals are fluorescent nano-objects exhibiting discrete energy levels which justify their second appellation: quantum dots (QDs). Due to their high efficiency and ease of use, they find potential applications in a wide range of fields. Their usefulness for biological labeling, optoelectronic components in flat screens, light harvesting or quantum optics has been demonstrated by many studies. In this thesis, we use gold gratings in order to modify the emission properties of CdSe/CdS core-shell nanocrystals. After a brief presentation of their electronic and fluorescence properties, we explain how those properties can be modified by the control of the electromagnetic environment with particular care to the case of surface plasmons. We then show through experiment and simulations that those plasmons enable better collection efficiency, faster photo-luminescence decay rates, and polarized emission without being particularly restricting towards QD positioning. Changes in the emission statistics are also observed, notably total suppression of the blinking in the fluorescence intensity. Further experiments at low temperature have been realized in order to assess the importance of the gold ohmic losses. We investigated the case of a flat gold film as well as linear and circular gratings. A new post-selection method is also introduced and used to study the variations of the bi-excitonic quantum yield for nanocrystals embedded in a gold nano-resonator as a function of the ionization state of the emitter

Nous avons étudié de manière exhaustive les propriétés de luminescence d'îlots quantiques auto-organisés d'InAs/InP(001), fabriqués par épitaxie par jets moléculaires selon le mode de croissance Stranski-Krastanov. Notre Objectif était de mieux comprendre les propriétés optiques de ces nanostructures, en particulier les propriétés spécifiques liées au degré de confinement des porteurs. Ces îlots ont été caractérisés dans des tructures à un plan et à multi-plans par : photoluminescence (PL) en fonction de la température et de la puissance d'excitation de PL (PLE), PL résolue en temps et enfin par PL polarisée (PPL). Nous montrons d'abord le rôle joué par la nature de la barrière, InP ou AlInAs, sur les propriétés des îlots d'InAs. Nous verrons comment ces différentes matrices, ainsi que les conditions de croissance des îlots, peuvent influer par leur forme (fils ou boîtes quantiques) les propriétés optiques. Nous montrons alors comment le degré de confinement de ces nanostructures peut en modifier leur structure électronique (discrétisation ou non des niveaux énergétiques) et donc leurs propriétés optiques. Pour finir, nous avons mesuré le rendement quantique et l'absorption modale de ces îlots pour évaluer leur potentialités pour la réalisation de micro-sources lasers We have studied the optical properties of InAs quantum islands (QIs) grown by Molecular Beam Epitaxy on InP(001) substrate. The aim of our research was to better understand these structures and especially their specified optical and electronical properties resulting from a strong confinement effect. The QIs were studied in single and multi-stacked structures by photoluminescence (PL) as a function of temperature and power excitation, by PL excitation (PLE), by Polarization of PL (PPL) and by time resolved PL (TRPL). We have closely observed the different role of InP and AlInAs matrix used for the elaboration of the InAs Qis. We have studied how the growth conditions and the shape of InAs nanostructures (Qis or quantum wires) influences the electronical confinement. A fundamental PL transition at 1. 55 Micrometer associated with a three excited states has been clearly identified on InAs/InP Qis for the first time. Finally, the quantul efficiency and modal absorption of quantum dots have been measured in order to evaluate in order to evaluate their potentiality for optoelectronics devices

Abstract:

Le but principal de ce travail fut de préparer un matériau photo-luminescent à base de nano-cristaux de Silicium dans une matrice de silice (SiO2) de qualité optique suffisante pour permettre l'observation d'un gain optique. Des nano-cristaux de silicium peu oxydés de tailles comprises entre 2 et 3 nm ont été obtenus par abrasion électrochimique de wafer de silicium. Les nano-cristaux avec une concentration variable permettant l'observation de leur émission stimulée sont dilués dans une matrice de silice obtenue par procédé sol-gel. Un dispositif optique dit "de zone à longueur variable" ("Variable Stripe Length" VSL) a été utilisé pour la mesure du gain optique des nano-cristaux. Cependant cette méthode seule reste peu fiable pour les matériaux à faible gain optiques tels que les nano-cristaux de silicium. Pour cette raison nous avons combiné la méthode VSL avec celle du "spot d'excitation déplacé " ("Shifting Excitation Spot" SES). Ceci nous permet d'observer des gains faibles qui n'auraient pas pu être atteint avec la méthode VSL seule. Nos résultats montrent clairement l'apparition d'un gain sous différentes conditions d'excitations. Pour préparer un laser il est nécessaire d'avoir un materiau, montrant du gain optique, mais il faut aussi appliquer une contra réaction optique suffisante. L'utilisation d'une cavité optique externe nécessite des échantillons de grande qualité optique. Ceci n'est pas compatible avec un gain élevé qui demande une concentration très forte en nano-cristaux de silicium. Pour cela nous avons construit un laser à "cavité à contra réaction distribuée" ("Distributed Feedback Laser" DFL). Dans ce type de cavité, la contra réaction est distribuée sur l'ensemble de l'échantillon. Le pas du réseau (166 nm) est inférieure aux variations moyennes de densité (≈0. 5-1. 0 μm) et peut être facilement modifié. Nous espérons ainsi obtenir un gain faible mais suffisant pour être observable. La cavité DFL est tout d'abord calibrée à l'aide de différents colorants dilués dans une solution de méthanol où nous avons observé des modes laser biens définis. Des modes d'émissions laser similaires (des pics plus larges et moins intenses que dans le cas des colorants) ont été obtenus dans nos échantillons Si-ncs/SiO2. Ceci est principalement dû à la moindre qualitéoptique de nos échantillons. Pour comprendre les précédentes observations, nous avons developpé un modèle théorique simple nous permettant de retrouver et d'expliquer les modes experimentaux en jouant sur la variation de densité et les caractéristiques des Si-ncs. L'effet de la contra réaction de la cavité DFL sur nos échantillons est clairement identifié par ce modèle. Ceci nous permet d'entrevoir de nouvelles perspectives pour la caractérisation optique et l'amélioration de nos échantillons The aim of this work was to prepare light-emitting structure on the basis of silicon nanocrystals (Si-ncs) embedded in a silicon dioxide (SiO2) based matrix of a sufficiently good optical quality and stable emission properties, which exhibits positive optical gain and can be used as an active material in a laser cavity. The technique of sample preparation is based on a combination of the modified electrochemical etching of silicon wafers and the SiO2 based sol-gel processing. This method enables us to achieve relatively small oxidized Si-ncs (≈2-3 nm), embedded at virtually arbitrary volume fraction in a SiO2 based matrix, which is believed to be advantageous for easier stimulated emission (StE) onset observation. The optical gain coefficient was measured using the standard "Variable Stripe Length" (VSL) method, the application of which, however, is limited for low gain. Therefore we implemented a supplemental "Shifting Excitation Spot" (SES) method, enabling us to determine the optical gain coefficient even of such a small magnitude that will not be recognized by the VSL method itself. We observed a positive net gain coecient originating from the StE in dierent Si-ncs/SiO2 samples under different excitation and detection conditions. To prepare a laser system, a positive net gain observation is essential as well as a positive optical feedback. Using an external cavity as a resonator requires a high optical quality sample. This is, however, hardly achievable under the high Si-ncs volume fraction requirements for the StE onset. Because of that we decided to build an optically induced "Distributed Feedback Laser" (DFL) system, where the cavity is distributed over the whole sample volume and the cavity grating constant (≈166 nm) is lower than expected mean homogeneity length in our sample (≈0. 5-1. 0 μm). Therefore, a positive but low effect on the emission of Si-ncs is expected. Moreover, such type of DFL cavity is easily tuneable. The functionality of the DFL setup was tested using reference organic dye solutions in methanol, where a tuneable lasing action was successfully achieved. Similar tuneable cavity modes were also observed in different Si-ncs/SiO2 samples, however, of broader widths and less intense, compared to the organic dyes, which is mainly given by their lower optical quality. To understand and describe the mode selection in such a material, we developed a simple theoretical model, enabling us to determine the selected mode shape with respect to the sample homogeneity length and the character of the inhomogeneities. We proved the active feedback of the DFL cavity on the emission of our Si-ncs/SiO2 samples and proposed some further steps for future sample improvement

Silicon as a mono-crystalline bulk semiconductor is today the predominant material in many integrated electronic and photovoltaic applications. This has not been the case in lighting technology, since due to its indirect bandgap nature bulk silicon is an inherently poor light emitter.With the discovery of efficient light emission from silicon nanostructures, great new interest arose and research in this area increased dramatically.However, despite more than two decades of research on silicon nanocrystals and nanowires, not all aspects of their light emission mechanisms and optical properties are well understood, yet.There is great potential for a range of applications, such as light conversion (phosphor substitute), emission (LEDs) and harvesting (solar cells), but for efficient implementation the underlying mechanisms have to be unveiled and understood.Investigation of single quantum emitters enable proper understanding and modeling of the nature and correlation of different optical, electrical and geometric properties.In large numbers, such sets of experiments ensure statistical significance. These two objectives can best be met when a large number of luminescing nanostructures are placed in a pattern that can easily be navigated with different measurement methods.This thesis presents a method for the (optional) simultaneous fabrication of luminescent zero- and one-dimensional silicon nanostructuresand deals with their structural and optical characterization.Nanometer-sized silicon walls are defined by electron beam lithography and plasma etching. Subsequent oxidation in the self-limiting regime reduces the size of the silicon core unevenly and passivates it with a thermal oxide layer.Depending on the oxidation time, nanowires, quantum dots or a mixture of both types of structures can be created.While electron microscopy yields structural information, different photoluminescence measurements, such as time-integrated and time-resolved imaging, spectral imaging, lifetime measurements and absorption and emission polarization measurements, are used to gain knowledge about optical properties and light emission mechanisms in single silicon nanocrystals.The fabrication method used in this thesis yields a large number of spatially separated luminescing quantum dots randomly distributed along a line, or a slightly smaller number that can be placed at well-defined coordinates. Single dot measurements can be performed even with an optical microscope and the pattern, in which the nanostructures are arranged, enables the experimenter to easily find the same individual dot in different measurements.Spectral measurements on the single dot level reveal information about processes that are involved in the photoluminescence of silicon nanoparticles and yield proof for the atomic-like quantized nature of energy levels in the conduction and valence band, as evidenced by narrow luminescence lines (~500 µeV) at low temperature. Analysis of the blinking sheds light on the charging mechanisms of oxide-capped Si-QDs and, by exposing exponential on- and off-time distributions instead of the frequently observed power law distributions, argues in favor of the absence of statistical aging. Experiments probing the emission intensity as a function of excitation power suggest that saturation is not achieved. Both absorption and emission of silicon nanocrystals contained in a one-dimensional silicon dioxide matrix are polarized to a high degree. Many of the results obtained in this work seem to strengthen the arguments that oxide-capped silicon quantum dots have universal properties, independently of the fabrication method, and that the greatest differences between individual nanocrystals are indeed caused by individual factors like local environment, shape and size (among others). Abstract:

Actuellement le silicium est le semiconducteur de base de la microélectronique grâce notamment à la grande échelle d'intégration et les faibles coûts de production. Cependant, à l'heure actuelle, la miniaturisation de composants microélectroniques est confrontée à des forts problèmes puisque selon les prédictions, dans une dizaine d'années les longueurs de transmission dépasseront les 90 km dans une seule puce et la transmission d'information représentera un gros handicap à cause des problèmes de retardement de propagation des signaux et de dissipation de chaleur. Dans ce contexte, une microphotonique basée 100% en silicium (Si) semble être une option particulièrement intéressante puisque à ce jour la plupart de dispositifs nécessaires pour développer cette technologie tels que des guides d'onde, des modulateurs et commutateurs optiques rapides ou encore des filtres optiques accordables ont été déjà démontrés. Pourtant, un élément majeur pour le développement de cette filière qui est l'obtention d'une source efficace de lumière à base de Si reste à nos jours un obstacle important à franchir. Ce travail porte sur l'étude des propriétés électro-optiques des nanocristaux de silicium (nc-Si) fabriqués par implantation ionique à l'Université de Barcelone et par LPCVD au CEA-LETI à Grenoble en vue de l'obtention de dispositifs électroluminescents (DEL) efficaces. Ainsi, la luminescence des nc-Si sera discutée dans le cadre des différents modèles théoriques postulés. Par ailleurs, nous montrerons les différentes approches utilisées pour l'obtention de DELs et nous présenterons un dispositif opérant à une faible tension de polarisation et dans un régime d'injection de porteurs " froids " qui évite la dégradation de leurs propriétés électroluminescentes. Enfin, la mise au point de la technique de photocourant qui a permit de déterminer d'une façon relativement simple le spectre d'absorption des nc-Si sera présentée Silicon is the base semiconductor for microelectronics in particular because of the high integration levels and low productions costs that can be acheived. However, at the present time, the size reduction of components is confronted to serious problems since according to predictions, in the next 10 years the transmission lengths will exceed the 90km in one single chip and the transmission of information will represent a serious handicap because of signal propagation delays and overheating. In this framework, a 100% silicon based microphotonics seems to be a a very interessting option since to date most of the photonics devices neccesary to develop this technology like optical waveguides, fast switches and optical modulators or even tunable optical filters has been demonstrated. However, a major element for the development of this sector which is obtaining a silicon based effective light source is a serious challenge to overcome. This work concerns the study of the optoelectronic properties of silicon nanocrystals (nc-Si) fabricated by ion implantation at University of Barcelona or by LPCVD at CEA-LETI in Grenoble for obtaining reliable light emitting devices (DEL). Thus, the luminescence of nc-Si will be discussed within the framework of the various postulated models. Besides, we will discuss the several approches used to obtain DELs and we will present a light emitting device operating in a “cold” carrier injection regime with low polarisation voltage which avoids the electroluminescent properties’s degradation. Finally, the development of the photocurrent technique that has permitted to determine in a relatively simple way the absorption spectrum of nc-Si will be presented

Abstract:

A close relation between structural and optical properties of any semiconductor material does exist. An adequate knowledge and understanding of this relationship is necessary for fabrication of devices with desired optical properties. The structural quality and hence the optical properties can be influenced by the growth method and the substrate used. The aim of this work was to investigate the change in optical properties caused by growth techniques and substrate modification. To study the influence of growth technique on optical properties, ZnO nanostructures were grown using atmospheric pressure metal organic chemical vapor deposition (APMOCVD) and chemical bath deposition (CBD) technique. The structural and optical investigations were performed using scanning electron microscopy (SEM) and micro photoluminescence (μ-PL), respectively. The results revealed that the grown structures were in the shape of nano-rods with slightly different shapes. Optical investigation revealed that low temperature PL spectrum for both the samples was dominated by neutral donor bound excitons emission and it tends to be replaced by free exciton (FX) emission in the temperature range of 60-140K. Both excitonic emissions show a typical red-shift with increase in temperature but with a different temperature dynamics for both the sample and this is due to difference in exciton-phonon interaction because of the different sizes of nano-rods. Defect level emission (DLE) is negligible in both the sample at low temperature but it increased linearly in intensity after 130 K up to the room temperature.Modification in substrate can also play a significant role on structural and optical properties of the material. Specially variation in the miscut angle of substrate can help to control the lateral sizes of the Nanostructures and thus can help to obtain better structural andoptical quality. Also optical quality is a key requirement for making blue and ultraviolet LEDs. Therefore, ZnO Nanostructures were grown on SiC on-axis and off-axis substrates having different off-cut angles. Morphological investigation revealed thatgrown structures are epitaxial for the case when substrate off-cut angle is higher and deposition rate is low. Low temperature PL spectrum of all the samples was dominated by neutral donor bound excitons and free exciton emission become dominant at 100 K for all the samples which completely eliminate the neutral donor bound excitonic emission at 160K. Two electron satellite of the neutral donor bound excitons and LO phonons of excitonic features are also present. A typical red-shift in excitonic features was evident in temperature dependence measurement. Red-shift behavior of free exciton for all the samples was treated by applying Varshni empirical expression and several important parameter, such as, the Debye temperature and the band gap energy value was extracted. Thermal quenching behavior was also observed and treated by thermal quenching expression and value of the activation energy for non-radiative channel was extracted. The results that are obtained demonstrate a significant contribution in the fields of ZnO based nano-optoelectronics and nano-electronics.

Ce mémoire est une contribution à l’étude, par spectroscopie de photoluminescence, des propriétés de spin dans les nanostrctures semiconductrices, en vue d’applications pour l’électronique de spin. Nous analysons les propriétés de spin des électrons dans les matériaux nitrures dilués massif GaAsN et puits quantiques InGaAsN/GaAs. Nous observons, à température ambiante, une lente décroissance de la polarisation circulaire de la luminescence ainsi qu’un fort taux de polarisation en spin es électrons dans la bande de conduction. L’origine de ces résultats est liée au mécanisme de recombinaison dépendante en spin des électrons de conduction sur des centres profonds paramagnétiques. Nous étudions également la problématique de l’injection électrique de spin dans les structures hybrides métal ferromagnétique / semiconducteur (spin-LED). Cette injection est effectuée à partir du cobalt à travers une barrière tunnel d’oxyde et est validée en analysant l’électroluminescence de puits quantiques. Par la suite, après avoir caractérisé la dynamique de spin dans les boites quantiques dopées p par spectroscopie de photoluminescence et mis en évidence le rôle majeur joué par l’intéraction hyperfine, nous réalisons une injection électrique de spin efficace dans ces boites quantiques This thesis describes photoluminescence and electroluminescence spectroscopy studies of the spin properties of semiconductors nanostructures for applications in spin-electronics. We analyze the electronic spin properties in dilute nitride semiconductors such as GaAsN bulk and InGaAsN / GaAs quantum wells. We observe, at room temperature, a slow decay of the circular polarization as well as a strong spin polarization of the conduction band electrons. The origins of these result is linked to the spin dependant recombination mechanism of the electron in the conduction band with deep paramagnetic centers. Moreover, we study the problem of the electrical spin injection in hybrid metal / semiconducteur structures (spin-LED). The spin injection is realized from a Cobalt layer through an oxide tunnel barrier and it is detected by quantum well electroluminescence. Furthermore, after characterizing the spin dynamics in p-doped quantum dots by photoluminescence spectroscopy and demonstrating the major role of the hyperfin interaction, we realize an efficient electrical spin injection into quantum dots

Abstract:

Cette thèse porte principalement sur l'étude de certaines propriétés optiques de nanostructures d'oxyde de zinc (ZnO) sous forme de nanocristaux, de films minces, et en tant que composant nanométrique dans des composites à base de polymères conducteurs. La première partie du mémoire décrit la synthèse de ces matériaux qui a été effectuée à l'Institut des Matériaux Jean Rouxel, par différentes méthodes. Une étude poussée de la caractérisation morphologique et structurale est effectuée au moyen de la microscopie électronique et de la diffraction des rayons X, appuyée par quelques expériences de diffusion Raman. Dans le chapitre suivant, on découvre que ces nanomatériaux émettent une lumière intense dans l'ultraviolet et dans la région verte du spectre. La preuve du confinement quantique des excitons dans les particules de ZnO est apportée par les techniques d'aborption optique et de photoluminescence suivie par une description succincte des modèles régissant ce confinement. Vient ensuite l'analyse des propriétés émissives, notamment par spectroscopie résolue en temps. Les variations temporelles et spectrales de l'émission sont caractérisées en fonction de la taille et des défauts structurels des nanostructures. Le dernier chapitre aborde la synthèse et l'étude optique de matériaux composites obtenus en mélangeant des nanocristaux de ZnO avec des polymères conjugés tels que MEH-PPV, connus pour leurs propriétés de photoluminescence et leur application aux diodes électroluminescentes. Là encore des propriétés émissives remarquables en fonction de la taille des particules insérées sont mises en évidence This thesis presents the synthesis, characterization and optical properties of ZnO nanostructures. In addition, composite thin films made by incorporation of ZnO nanoparticles into conjugated polymer have also been fabricated and studied by optical characterization with special focus on PL measurements. Well-crystallized plate-like and bare ZnO nanoparticles of various sizes (3. 5 - 20 nm) were synthesized by different chemical routes without surface modification. The morphology and structure of the nanoparticles were characterized by transmission electron microscopy (TEM), X-ray diffraction (XRD), Raman spectroscopy, and time-resolved photoluminescence (PL). Strikingly, the intensity of the defect-related emission band is enhanced when the particle size is reduced. In a parallel manner, the energies of near band edge (NBE) UV emission and absorption onsets are blue shifted. The dynamical behavior of exciton confinement is reflected by very a short decay time of the NBE exciton, and by long-lived, multiexponential, intrinsic-defect emission in the green spectral range. This temporal investigation of PL gives strong indication that a quantum confinement effect exists in the electronic structure of ZnO nanoparticles well above the exciton Bohr radius, lasting at subnano/or nanosecond time scales. The observed size dependence of the UV and green emission intensities opens up the possibility of tailoring exciton properties of ZnO nanocrystals for their applications in light emitting diodes or in photovoltaic components. In the same context, the optical properties of ZnO thin films with and without AlN buffer layer will be shortly described as well as those of ZnO coated multi wall carbon nanotubes (MWCNTs). The effect of the various sizes and concentrations of hybrid MEH-PPV/ZnO and PF-oxe/ZnO composites on their optical properties are studied. The PL spectra showed a significant enhancement in intensity in composites when using low nanoparticle concentrations. Additionally, it was also observed that the smaller the size of ZnO nanoparticles the higher the emission efficiency in thin films composites

Abstract:

Semiconductor nanostructures exhibit many remarkable electronic and optical properties. The key to designing and utilising semiconductor quantum structures is a physical understanding of the detailed excitation, transport and energy relaxation processes. Thus the nonequilibrium dynamics of semiconductor quantum structures have attracted extensive attention in recent years. Ultrafast spectroscopy has proven to be a versatile and powerful tool for investigating transient phenomena related to the relaxation and transport dynamics in semiconductors. In this thesis, we report investigations into the electronic and optical properties of various semiconductor quantum systems using a variety of ultrafast techniques, including up-conversion photoluminescence, pump-probe, photon echoes and four-wave mixing. The semiconductor quantum systems studied include ZnO/ZnMgO multiple quantum wells with oxygen ion implantation, InGaAs/GaAs self-assembled quantum dots with different doping, InGaAs/InP quantum wells with proton implantation, and silicon quantum dots. The spectra of these semiconductor nanostructures range from the ultraviolet region, through the visible, to the infrared. In the UV region we investigate excitons, biexcitons and oxygen implantation effects in ZnO/ZnMgO multi-quantum wells using four-wave mixing, pump-probe and photoluminescence techniques. Using time-resolved up-conversion photoluminescence, we investigate the relaxation dynamics and state filling effect in InGaAs self-assembled quantum dots with different doping, and the implantation effect in InGaAs/InP quantum wells. Finally, we study the optical properties of silicon quantum dots using time-resolved photoluminescence and photon echo spectroscopy on various time scales, ranging from microseconds to femtoseconds.

Abstract:

Nous étudierons deux axes importants concernant d'une part les propriétés et caractéristiques optiques de boîtes quantiques d'InAs pour la réalisation de laser fonctionnant à 1. 55micromètre et la possibilité d'élaborer de nouveaux alliages à base de thallium pour la photodétection infrarouge dans la gamme 1-10 micromètre. Nous mènerons une étude optique de ces boîte et fils quantiques d'AnAs épitaxiés par jets moléculaires sur substrat InP(001). L'intérêt de nos recherches étant de mieux comprendre ces objets et principalement les propriétés optiques très spécifiques de ces nanostructures liées au fort confinement quantiques présent dans les îlots d'InAs. Nous étudierons comment le confinement quantique dans ces nanostructures d'InAs peut modifier ses caractéristiques énergétiques (discrétisation de l'énergie et de la densité d'état, confinement spatiale) et quels intérêts potentiels ils représentent pour l'élaboration de laser. Enfin nous étudierons le rôle des différentes matrices utilisées pour l'élaboration des nanostructures d'InAs et principalement les systèmes InAs/AlInAs/InP. Nous verrons comment les différentes matrices ainsi que les conditions de croissance peuvent influer sur l'énergie des niveaux confinés des nanostructures d'InAs ainsi que sur la forme de ces objets donnant lieu dans certains cas à la formation de fils quantiques ou de boîtes quantiques. Nous regarderons l'incidence de ces divers paramètres sur la photoluminescence de ces objets ainsi que sur la polarisation de la pholuminescence issue de ces nanostructures. Nous étudierons dans un deuxième temps, la faisabilité de l'élaboration d'un nouvel alliage III-V à base de thallium, GaInTIP et GaInTIAs, dont les potentialité et les perspectives pour la photodétection infrarouge sont attirantes. En effet, ces alliages sont susceptibels de couvrir une large gamme de longueur d'onde (1-10 micromètre) en fonction de la teneur en thallium et pourraient ainsi bénéficier de la filière GaInAsP/InP pour leur intégration industrielle. Une petite fenêtre de fonctionnement à finalement été trouvé et a permis l'élaboration d'alliages monocristallin de GaInTIAs pour une concentration de 4% de thallium et d'alliages maclés pour des concentrations de 8 et 12%. Il a été constaté grâce à des mesures de transmission optique et de photolumescence une diminution de l'énergie de bande interdite (gap) lors de l'incorporation de thallium dans la matrice Zinc-Blende de GaInAs et cela en accord avec les prédictions théoriques. De plus nous avons mené des études de recuit rapide (RTA) sur ces échantillons qui ont contribué à améliorer les propriétés optiques de ces alliages. Finalement, à notre connaissance il s'agit là de la première mise en évidence au monde de façon claire de l'élaboration de tels alliages monocristallins We have studied the optoelectronical properties of lnAs Quantum Dots (QDs) for 1. 55 1-1m wavelength laser applications as well as the feasibility of new alloys based on thallium (Tl) compounds for the 1-10μm IR photodetection range. First we have made an optical analysis of lnAs quantum islands grown by Molecular Bearn Epitaxy (MBE) on InP (001) substrate. The aim of our research was to better understand the se structures and especially their specified optical properties resulting from a strong confinement effect. We have investigated how the quantum confinement in the InAs nanostructures change their energetic characteristics (density of states and energy discretisation) and how InAs nanostructures could be used to improve laser properties. We have closely observed the role of different matrix used for the elaboration of the InAs QDs and mostly InAs/InP and InAs/AllnAs/InP systems. We have studied how growth conditions and the use of different matrix modify the shape of the se InAs nanostructures leading to either QDs or Quantum wires (QWrs). Their effect on Quantum levels energies distribution were also analyzed. We have focused our attention on the influence of different parameters (shape, size, matrix) on the Photoluminescence (PL) and polarization of the PL emitted from the InAs nanostructures. Secondly we have studied the feasibility of the elaboration of a new III-V alloy based on thallium, GainTlP and GalnTIAs. Indeed these alloys are supposed to cover a large wavelength range ( 1-10μm) just by changing the Tl concentration leading therefore to a very promising industrial integration using the GainAsP/InP technology. One purpose of this thesis was to help fm ding the right growth parameters for the elaboration of these GalnTlP and GalnTlAs alloys by MBE. A sharp window of elaboration was finally found out and allowed us to obtain GainTlAs rnonocrystal with 4% Tl concentration but which became twinned with 8 and 12%. A decrease of the energy band gap was observed by optical transmission and PL measurements, when increasing the Tl concentration in the GainAs Zinc-Blende matrix, as predicted by theory. Rapid Thermal Annealing (RTA) experiments were made on these structures in order to determine if an increase of the optical properties of these alloys is possible or not. Finally, we have to point out that, to our knowledge, it is the first time in the world that a clear proof of a realization of these alloys was made

Abstract:

Ce travail porte sur la caractérisation structurale et optique de couches minces d’oxyde de germanium GeOx, de multicouches GeOx/SiO2 et de l’influence du dopage à l’erbium dans des couches minces GeOx:Er. Les films ont été préparés par évaporation d’une poudre de GeO2 et dépôt sur des substrats maintenus à 100°C. Les films sont sous-stœchiométriques avec une composition égale à GeO1,5. Sous l’effet de recuits thermiques, il se produit une démixtion des films selon la réaction GeOx => GeO2 + Ge, ce qui a pour effet de générer des agrégats amorphes de germanium dans une matrice de GeO2. Les films de GeOx et les multicouches montrent, pour les températures de recuit inférieures à 400°C, une bande de photoluminescence large à 800 nm attribuée aux défauts de GeOx. Cette bande disparaît après un recuit à 400°C et une nouvelle bande attribuée aux agrégats amorphes de germanium confinés dans la matrice d’oxyde de germanium apparaît à plus basse énergie. Le dopage des films d’alliages GeOx par de l’erbium permet d’observer un signal de photoluminescence à 1,54 μm caractéristique de la transition 4I13/2 => 4I15/2 dans les ions Er3+. Il est possible de corréler l’intensité de cette bande à la présence de la bande à 800 nm dans les films dopés, ce qui suggère qu’il existe un mécanisme de transfert d’énergie entre la bande de défauts et le niveau 4I9/2 des ions erbium. Les expériences de passivation à l’hydrogène confirment cette hypothèse puisque les films passivés non dopés, qui ne présentent pas de bande à 800 nm, ne montrent pas non plus de bande à 1,54 μm lorsqu’ils sont dopés This thesis is reporting on the structural and optical characterization of GeOx germanium oxide thin films, of GeOx/SiO2 multilayers, and of the influence of erbium doping in the GeOx:Er thin films. The samples were prepared by evaporation of GeO2 powder and deposition on substrates maintained at 100°C. The films are substoichiometric with the GeO1,5 composition. With annealing treatments, a demixtion phenomenon occurs in the films, according to the reaction GeOx => GeO2 + Ge, which corresponds to the appearance of amorphous germanium aggregates in a GeO2 matrix. For annealing temperatures less than 400°C, the GeOx thin films and the multilayers show a broad band at 800 nm attributed to defects in the GeOx film. This band disappears after a thermal treatment at 400°C and a new band appears at lower energy. This band is attributed to amorphous germanium aggregates confined in the germanium dioxide matrix. The doping of the GeOx films with erbium allows us to observe a photoluminescence signal at 1. 54 μm characteristic of the 4I13/2 => 4I15/2 transition in the Er3+ ions. It is possible to correlate the intensity of this band to the presence of the band at 800 nm in the doped films, which suggests that an energy transfer mechanism between the band of defects and the level 4I9/2 of the erbium ions. The experiments of passivation with hydrogen confirm this assumption since the passivated undoped films, which do not present any band at 800 nm, do not show either any band at 1. 54 μm when they are doped

Le présent mémoire est une contribution à l'étude des propriétés électroniques des boîtes quantiques semiconductrices "auto-assemblées" du type InGaAs/GaAs. Les propriétés de spin et les conséquences du couplage électronique entre boîtes sur les propriétés optiques sont étudiées par spectroscopie de photoluminescence résolue en temps à l'échelle picoseconde. L'enregistrement de la dynamique de polarisation linéaire de la photoluminescence réalisée dans des conditions d'excitation strictement résonante sur l'état fondamental les boîtes permet de démontrer le blocage de la relaxation de spin dans ces structures 0D à basse température. La dépendance de la dynamique de polarisation de la photolum- inescence avec la température met d'autre part en évidence le rôle clé joué par la diffusion vers les états excités de trou par interaction avec les phonons LO. Nous avons d'autre part étudié le couplage électronique vertical entre boîtes dans des structures multi-plans avec une épaisseur de barrière variable Les expériences de spectroscopie de photoluminescence résolue en temps réalisés dans des conditions d'excitation non-résonante (dans la barrière) ou strictement résonante sur les niveaux électroniques fondamentaux des boîtes montrent l'efficacité de cette technique pour sonder la délocalisation spatiale des fonctions d'onde liée au couplage électronique. Les conséquences de ce couplage électronique sur les propriétés optiques (décalage spectral, forces d'oscillateur, comportement en température,. . ) et sur le couplage électron-phonon sont discutés.

Ce travail de thèse a porté sur l'étude de l'interaction entre une onde électromagnétique et des nanostructures plasmoniques complexes ou hybrides à différentes échelles d'espace et de temps. D'un point de vue théorique, nous nous sommes intéressés à la réponse optique de nanostructures de métaux nobles caractérisée par des résonances plasmon de surface (RPS). Nous avons montré que les interactions entre nanostructures plasmoniques modifient la localisation et l'exaltation de l'intensité et se traduisent par un décalage spectral des RPS. Nous avons alors calculé la densité de charges et identifié les modes multipolaires excités. Ensuite, nous avons utilisé les variations du champ électrique à proximité de nanostructures plasmoniques pour modifier la durée de vie, l'intensité de fluorescence ainsi que la statistique de photons de centres émetteurs. En particulier, nous avons montré que le temps moyen entre l'émission de deux photons consécutifs par un fluorophore pouvait être contrôlé. Parallèlement à ces calculs, les propriétés optiques de nanostructures plasmoniques individuelles ont été étudiées expérimentalement. Nous avons caractérisé leurs RPS en champ lointain par des mesures d'extinction. La topographie du champ électrique à leur voisinage a été réalisée par la spectroscopie de photoluminescence à deux photons. La dynamique temporelle de nanostructures lithographiées d'or a finalement été étudiée en spectroscopie femtoseconde. La forte sensibilité de la position de la RPS à la forme et à la taille des objets nous a permis de détecter les modes de vibration acoustique et de mettre en évidence l'effet de l'environnement sur l'amortissement de ces vibrations The interaction between an electromagnetic field and complex plasmonic nanostructures has been studied at different scales of space and time. From a theoretical point of view, the optical response of noble metal nanostructures characterized by surface plasmon resonances (SPR) has been investigated. Through various examples, we have shown that electromagnetic interactions between plasmonic nanostructures change both the distribution and the exaltation of the intensity and result in a redshift of the SPR. We have then calculated the induced charge density and we have identified the multipolar modes excited. Besides, we have used the peculiar distribution of the electric field near plasmonic nanostructures to change the lifetime, the fluorescence intensity and the photon statistics of an emitter. In particular, we have demonstrated that the average time between the emission of two consecutive photons by an isolated fluorophore can be controlled by changing its environment. In addition, the optical properties of individual plasmonic nanostructures have been studied experimentally. We have characterized their SPR in the far-field by measurements of extinction. The topography of the electric field in their vicinity has been carried out by two-photon photoluminescence. The vibrational dynamics of gold nanostructures has finally been studied by femtosecond spectroscopy. The high sensitivity of the position of the SPR to the shape and size of objects has allowed us to detect acoustic vibration modes and evidenced the effect of environment on their damping

La fabricación de micro- y nanoestructuras orgánicas ha recibido un creciente interés debido a sus potenciales aplicaciones en campos como los sensores, las células solares y los diodos emisores de luz. En este trabajo, se ha desarrollado la técnica "template-based method", la cual consiste en la infiltración de un polímero en un molde poroso para obtener una estructura que sea su replica inversa. Dicha técnica ha sido utilizada empleando diferentes condiciones experimentales. El silicio macroporoso y la alumina nanoporosa han sido utilizados como moldes. Se fabricaron micro- y nanoestructuras orgánicas y se caracterizaron por microscopia electrónica de barrido, absorción, fotoluminiscencia, difracción de rayos X y espectroscopia Raman. Se analizó la morfología, las propiedades ópticas y la estructura cristalográfica de las micro- y nanoestructuras obtenidas. Finalmente, se estudió la influencia del disolvente, la estructura y del método experimental en la ordenación de las cadenas del polímero dentro de los nanoporos. In this thesis, we have developed the template-based method, which consists on the infiltration of a specific material into a cavity (called template) to obtain the inverse replica of the template. This method has been studied using different experimental conditions. Macroporous silicon and self-ordered nanoporous alumina have been employed as templates. Polymer micro- and nanostructures were prepared and characterized by scanning electron microscopy, UV-Vis absorbance, photoluminescence, X-ray diffraction and Raman spectroscopy. Then, the morphology, optical properties and the degree of crystallinity of the micro- and nanostructures were analysed. Finally, the influence of the solvent, the structure and the experimental method in the conformation of the polymer chains inside the nanopores were studied.

Abstract:

The purpose of the present thesis is the study of the interaction of plasmonic and pre-plasmonic nanostructures with an emitter in close proximity. The investigation was carried out following different approaches but always with the aim of inserting the experimental results in the frame- work of new or existing theoretical models in order to better understand the photophysical nature of the interaction. To this aim in the framework of this thesis different nanoarchitectures have been synthesised and coupled to Er-doped silica layers. The choice of Erbium as emitting source was driven by the great technological importance of this rare earth in photonics and optoelectronics, connected to the characteristic emission at 1540 nm that matches the window of minimum transmission loss for silica. For this reason the first step of the research activity was devoted to the optimization of the Erbium photoluminescent properties in silica. When an emitter is placed near an interface, its optical properties will be modified. To describe this variation different contributions have to be taken into account: the variation of the local density of state due to the reflection from the interface, the coupling of the emitted radiation with propagating surface plasmons on the metal-dielectric interface and the dissipation in the overlayer. All these aspects have been studied in detail for different overlayer materials demonstrating that the strong control of the excited state lifetime of the emitter can be obtained by tailoring the dielectric properties of the overlayer and the separation distance from the interface. Nanostructuring the overlayer offers further opportunities for changing the optical properties of a nearby emitter. Among different plasmonic nanostructures, nanohole arrays (NHAs) can represent the ideal candidate for this purpose due to their extraordinary optical transmission (EOT): at specific frequencies determined by the hole periodicity, the light transmitted through the NHA is orders of magnitude higher than the one predicted with the classical diffraction theory. When the EOT peak was tailored with the emission wavelength of the emitter strong plasmonic coupling was demonstrated, leading to lifetime shortening with almost no dissipation in the overlayer. The improvement of the optical performances of an emitter can be obtained not only acting on the decay from the excited state but also increasing the excitation efficiency. For this purpose, an interesting possibility that has been explored is the sensitization by of ultra-small molecular-like metal nanoclurters (NCs) produced by ion implantation. Noble metal NCs can indeed efficiently absorb light through broad-band interband transitions and transfer energy to a nearby emitter, acting as efficient nanoantennae for excitation of the emitter. Such interaction leads to the increase of the effective excitation cross-section by several orders of magnitude. Finally, all the obtained results allowed the development of predictive models that can be used in the design of novel devices for different photonic applications Lo scopo del presente lavoro di tesi è l’analisi dell’interazione di nanostrutture plasmoniche e pre-plasmoniche con un emettitore. Lo studio è stato condotto seguendo diversi approcci, ma sempre con il fine di confrontare i risultati sperimentali con modelli teorici sia già noti che nuovi, in modo da comprendere appieno la natura foto-fisica dell’interazione. In questo senso nell’ambito della presente tesi diverse nano-architetture sono state sintetizzate ed accoppiate con film sottili di silice drogata con erbio. La scelta dell’erbio come emettitore è stata dettata dalla sua grande importanza tecnologica della terra rara nella fotonica e nell’optoelettronica, associata alla caratteristica emissione radiativa a 1540nm, che si trova nella finestra di minimo assorbimento ottico della silice. Per questa ragione il primo passo dell’attività di ricerca è stato volto all’ottimizzazione delle proprietà di fotoluminescenza dello ione erbio in silice. Quando un emettitore è posto in prossimità di un film sottile le sue proprietà ottiche vengono modificate. Per descrivere tale variazione è necessario tenere conto di contributi differenti: la variazione della densità locale degli stati dovuta alla riflessione all’interfaccia, l’accoppiamento della radiazione emessa con plasmoni di superficie propaganti sull’interfaccia metallo-dielettrico e infine la dissipazione nel film. Tutti questi aspetti sono stati studiati in dettaglio per film di diversi materiali, dimostrando che un ottimo controllo sul tempo di vita dello stato eccitato può essere ottenuto agendo sulle proprietà dielettriche del film e sulla distanza di separazione tra l’emettitore e l’interfaccia. La nanostrutturazione del film può offrire ulteriori opportunità nella modifica delle proprietà ottiche di un emettitore. Tra le diverse nanostrutture plasmoniche, i nanohole arrays (NHAs) possono essere visti come i candidati ideali per questo scopo grazie alla loro trasmissione ottica straordinaria (EOT): a determinate lunghezze d’onda definite dalla periodicità dei buchi e dalle proprietà dielettriche dei materiali coinvolti, la luce trasmessa attraverso il NHA è ordini di grandezza più grande rispetto a quella predetta dalla teoria classica della diffrazione. Quando il picco della EOT è risonante con la lunghezza d’onda di emissione dell’emettitore, è stato dimostrato un forte accoppiamento plasmonico che porta ad un marcato accorciamento del tempo di vita nella quasi assenza di dissipazione nella nanostruttura. Il miglioramento delle proprietà ottiche di un emettitore può essere ottenuto non solamente agendo sulla parte emissiva del processo, ma anche aumentando la probabilità di eccitazione. A questo scopo, una possibilità interessante è offerta dalla sensitizzazione da aggregati metallici ultra-piccoli ottenuti per impiantazione ionica. Cluster di metalli nobili composti da 10–20 atomi possono infatti assorbire efficientemente la radiazione di eccitazione attraverso transizioni interbanda e trasferire l’energia a un emettitore posto nelle vicinanze, agendo in questo modo da efficienti nanoantenne. Tale interazione può portare ad un aumento della sezione d’urto di eccitazione efficace di diversi ordini di grandezza. Infine, tutti questi risultati hanno permesso lo sviluppo di modelli predittivi che possono essere utilizzati nella progettazione di nuovi dispositivi per diverse applicazioni fotoniche

Abstract:

Nous avons etudie les proprietes de plans fractionnaires de znte (respectivement cdte) dans des puits quantiques cdte/cdznte (respectivement znte/znmgte) par spectroscopie optique directe et piezomodulee. Les heterostructures ont ete realisees dans un bati d'epitaxie par jets moleculaires sur des surfaces nominales (001). Pour ces systemes a fort desaccord de maille cristalline, la fraction de couche se distribue en ilots d'une monocouche atomique d'epaisseur avec des dimensions laterales de quelques nanometres. Par l'etude d'excitons dans ces heteroepitaxies, nous mettons en evidence la croissance auto-organisee de plusieurs plans d'ilots : pour les echantillons etudies, l'arrangement vertical des ilots de cdte est correle, tandis que celui des ilots de znte est anti-correle. De plus, nous avons observe pour la premiere fois la quantification simultanee du centre de masse des excitons lourds et legers dans des puits larges de znte/znmgte. Dans le cas d'insertions de cdte dans znte, nous montrons egalement que les ilots enterres constituent des centres de recombinaison radiatifs efficaces pour les excitons. Les proprietes d'auto-organisation de ces systemes d'ilots permettent de limiter la dispersion des niveaux d'energie, et ainsi d'optimiser les proprietes d'absorption et d'emission de lumiere.

Abstract:

Actuellement le silicium est le semiconducteur de base de la microélectronique grâce notamment à la grande échelle d'intégration et les faibles coûts de production. Cependant, à l'heure actuelle, la miniaturisation de composants microélectroniques est confrontée à des forts problèmes puisque selon les prédictions, dans une dizaine d'années les longueurs de transmission dépasseront les 90 km dans une seule puce et la transmission d'information représentera un gros handicap à cause des problèmes de retardement de propagation des signaux et de dissipation de chaleur. Dans ce contexte, une microphotonique basée 100% en silicium (Si) semble être une option particulièrement intéressante puisque à ce jour la plupart de dispositifs nécessaires pour développer cette technologie tels que des guides d'onde, des modulateurs et commutateurs optiques rapides ou encore des filtres optiques accordables ont été déjà démontrés. Pourtant, un élément majeur pour le développement de cette filière qui est l'obtention d'une source efficace de lumière à base de Si reste à nos jours un obstacle important à franchir. Ce travail porte sur l'étude des propriétés électro-optiques des nanocristaux de silicium (nc-Si) fabriqués par implantation ionique à l'Université de Barcelone et par LPCVD au CEA-LETI à Grenoble en vue de l'obtention de dispositifs électroluminescents (DEL) efficaces. Ainsi, la luminescence des nc-Si sera discutée dans le cadre des différents modèles théoriques postulés. Par ailleurs, nous montrerons les différentes approches utilisées pour l'obtention de DELs et nous présenterons un dispositif opérant à une faible tension de polarisation et dans un régime d'injection de porteurs « froids » qui évite la dégradation de leurs propriétés électroluminescentes. Enfin, la mise au point de la technique de photocourant qui a permit de déterminer d'une façon relativement simple le spectre d'absorption des nc-Si sera présentée.

Abstract:

Cette thèse présente une étude des électrons, trous, et excitons confinés dans des boîtes quantiques InAs/GaAs, en prenant en compte leur couplage avec les phonons longitudinaux optiques (LO) du réseau cristallin. Nous montrons que les porteurs confinés dans les boîtes quantiques sont en régime de couplage fort avec ces phonons, et que la conséquence de ce couplage est la formation de particules mixtes porteur-phonon, appelées polarons. Dans un premier temps, l'interaction électron-phonon ainsi que trou-phonon est étudiée expérimentalement par spectroscopie dans l'infrarouge lointain (50-700 cm-1) sous champ magnétique intense (0-28 T). L'intérêt d'un champ magnétique est de déplacer les transitions électroniques, afin de les amener en résonance avec les phonons, là où les effets du couplage sont le plus évidents. Pour interpréter les résultats expérimentaux, nous avons calculé le couplage entre les états électroniques et les états de phonons LO en utilisant l'Hamiltonien de Fröhlich. On détermine ainsi les états polarons et les forces d'oscillateurs, qui sont en bon accord avec les résultats expérimentaux. Dans un deuxième temps, nous étudions le couplage des paires électron-trou ou excitons avec les phonons LO. Les transitions interbandes sont sondées dans des expériences de magnetophotoluminescence pour des champs magnétiques allant jusqu'au 28 T. A cause des fluctuations de taille, de composition, et de forme des boîtes quantiques auto-organisées, les pics de photoluminescence sont élargis d'une façon inhomogène. Pour minimiser cet élargissement, des expériences de photoluminescence résonante et d'excitation de la photoluminescence sont effectuées, pour lesquelles un sous-ensemble de boîtes homogènes est sélectionné. Nous calculons les états de polarons excitoniques, ce qui nous permet de déterminer le spectre d'absorption des boîtes quantiques. Un bon accord théorie-expérience est obtenu.

Mes travaux de thèse portent sur l’interaction de type FRET (tranfert d’énergie résonant de Förster) entre une nanostructure semiconductrice colloïdale individuelle et le graphène. La première partie concerne l’établissement de la théorie du FRET et ce pour plusieurs types de nanostructures. Vient ensuite la partie expérimentale, à commencer par le montage optique ainsi que les méthodes d’analyse, tant pour la spectroscopie que pour la photoluminescence. Par la suite, nous décrivons les résultats obtenus pour divers types de nanocristaux sphériques en interaction directe avec le graphène (incluant des multicouches) : le transfert d’énergie a des effets drastiques sur la photoluminescence mais aussi sur le clignotement des nanocristaux. Puis nous étudions la dépendance du FRET avec la distance ; dans le cas des boîtes quantiques, nous observons une loi en 1/z^4. Par contre, dans le cas de nanoplaquettes, la fonction est plus complexe et dépend de la température My PhD subject is the FRET interaction (Förster-like resonant energy transfer) between single colloidal semiconductor nanostructures and graphene. The first part is about the development of the interaction theory with the graphene for several types of nanostructures. Then comes the experimental part, and firstly the optical setup together with the analysis methods, for both spectroscopy and photoluminescence. After that, we describe our results about different types of spherical nanocrystals directly interacting with graphene (which can be multilayer) : the energy transfer has a huge effect on the photoluminescence, as well as the blinking behaviour of the nanocrystals. Then we measure the dependency of the energy transfer as a function the distance ; in the case of quantum dots, we observe a 1/z^4 law. Le carbure de silicium (SiC) est considéré aujourd’hui comme un matériau semi-conducteur clé dans le développement d’une électronique spécifique à haute température, haute puissance et hautes fréquences. Cependant, dans le domaine de l’optoélectronique, ce matériau n’a généré qu’un intérêt mitigé à cause de la nature indirecte de sa bande interdite qui est responsable d’une faible luminescence à température ambiante. Cependant, à l’instar du silicium, la nanostructuration de ce matériau implique un renforcement considérable de ses propriétés d’émission de lumière. Nous proposons ainsi dans cette thèse de mener une étude des propriétés optiques des nanostructures de SiC. La technique choisie pour élaborer ces nanostructures est l’anodisation électrochimique du SiC cristallin massif qui permet d’obtenir du SiC poreux. Une poudre constituée de nanoparticules de SiC peut être obtenue à partir de ce matériau poreux. Nous avons comparé dans cette étude les nanostructures issues des phases polytypiques 3C et 6H. Nous nous sommes intéressés particulièrement à mettre en évidence des effets de confinement quantique dans la photoluminescence de ces nanostructures. Notre étude a aussi été l’occasion de mettre en relation les informations sur les propriétés électroniques, structurales et chimiques des nanostructures recueillies par des techniques indépendantes et leurs propriétés de photoluminescence. Nous avons finalement mis en avant une application très prometteuse des nanoparticules de SiC dans le cadre du marquage des cellules biologiques This work deals with the optical properties of silicon carbide (SiC) nanostructures. The fabrication method of these nanostructures is the electrochemical anodization of bulk crystalline SiC which gives porous SiC. A powder consisting of numerous SiC nanoparticles can be obtained from this porous material. Nanostructures originating from the 3C and 6H polytypes were studied here with a special attention to quantum confinement effects in the photoluminescence of these nanostructures. The electronic, structural and chemical properties of these nanostructures obtained by independent characterization techniques have been related to their photoluminescence properties. Finally, a very promising application for SiC nanoparticles as fluorophores is highlighted

Abstract:

Ce travail porte sur l'etude des proprietes optiques et electriques des nanostructures de si/caf 2. A partir d'une meme technique d'elaboration, nous parvenons a fabriquer deux categories differentes d'echantillons. Les echantillons de type multipuits elabores par epitaxie par jets moleculaires sur un substrat maintenu a la temperature ambiante presentent des couches nanocristallines, composees de grains d'un diametre moyen de 15 a pour les couches de si et de 30 a pour les couches de caf 2. Ces structures multipuits evoluent vers une seconde categorie, une structure colonnaire, apres recuit sous ultravide a 450\c pendant 30 mn. Les colonnes sont composees de grains d'un diametre moyen de 200-300 a, eux-memes composes de grains de si et de caf 2. Nous montrons que ces deux classes d'echantillons possedent une caracteristique optique remarquable qui est la photoluminescence a temperature ambiante, et dont les caracteristiques sont en de nombreux points comparables aux resultats connus sur le silicium poreux. Dans le cas des echantillons multipuits, nous relions cette photoluminescence au confinement quantique des electrons dans les grains de si. Cependant, les resultats d'absorption optique montrent une difference de plus de 1 ev entre la valeur de la bande interdite et l'energie de photoluminescence. Ceci souligne le role important des etats de surface dans le mecanisme de photoluminescence des nanostructures de silicium. Dans le cas des echantillons de type multipuits ou colonnaires, ce dernier point est confirme par l'importance de la passivation pour l'obtention d'une photoluminescence intense. Nous avons etudie les proprietes electriques des structures multipuits. Nous observons une resistance differentielle negative de la caracteristique i-v que nous attribuons au piegeage d'electrons par les defauts cristallins de ces nanostructures.
